        Realization and Analysis of p-Type ZnO:Al Thin Film by RF Magnetron Sputtering

        Al-doped p-type ZnO thin films were fabricated by RF magnetron sputtering on n-Si (100) and homo-buffer layers in pure oxygen ambient. ZnO ceramic mixed with 2 wt% Al₂O₃ was selected as a sputtering target. XRD spectra show that the Al-doped ZnO thin films have ZnO crystal structure. Hall Effect experiments with Van der Pauw configuration show that p-type carrier concentrations are arranged from 1.66x10^16 to 4.04x10^18 cm-², mobilities from 0.194 to 198 cm²V-¹s-¹ and resistivities from 0.0963 to 18.4 Wcm. FESEM cross section images of different parts of a p-type ZnO:Al thin film annealed at 800 0C show a compact structure. Measurement for same sample shows that density is 5.40 cm-³ which is smaller than theoretically calculated value of 5.67 cm-³. Photoluminescence (PL) spectra at 10 K show a shoulder peak of p-type ZnO film at about 3.117 eV which is ascribed to electron transition from donor level to acceptor level (DAP).

        Defect Analysis via Photoluminescence of p-type ZnO:N Thin Film fabricated by RF Magnetron Sputtering

        ZnO is a promising material to make high efficient ultraviolet(UV) or blue light emitting diodes(LEDs) because of its large binding energy and energy bandgap. In this study, we prepared ZnO thin films with p-type conductivity on silicon(100) substrates by RF magnetron sputtering in the mixture of $N_2$ and $O_2$. The process was accompanied by low pressure in-situ annealing in $O_2$ at $600^{\circ}C$ and $800^{\circ}C$ respectively. Hall effect in Van der Pauw configuration showed that the N-doped ZnO film annealed at $800^{\circ}C$ has p-type conductivity. Photoluminescence(PL) spectrum of the film annealed at $800^{\circ}C$ showed UV emission related to exciton and bound to donor-acceptor pair(DAP) as well as visible emission related to many intrinsic defects.

        V-I Curves of p-ZnO:Al/n-ZnO:Al Junction Fabricated by RF Magnetron Sputtering

        Al-doped p-type ZnO films were fabricated on n-Si (100) and homo-buffer layers in pure oxygen at $450^{\circ}C$ of by RF magnetron sputtering. Target was ZnO ceramic mixed with 2 wt% $Al_2O_3$. XRD spectra show that the Al-doped ZnO thin films have ZnO crystal structure and homo-buffer layers are beneficial to Al-doped ZnO films to grow along c-axis. Hall Effect experiments with Van der Pauw configuration show that p-type carrier concentrations are ranged from $1.66{\times}10^{16}$ to $4.04{\times}10^{18}\;cm^{-3}$, mobilities from 0.194 to $2.3\;cm^2V^{-1}s^{-1}$ and resistivities from 7.97 to $18.4\;{\Omega}cm$. p-type sample has density of $5.40\;cm^{-3}$ which is smaller than theoretically calculated value of $5.67\;cm^{-3}$. XPS spectra show that Ols has O-O and Zn-O structures and Al2p has only Al-O structure. P-ZnO:Al/n-ZnO:Al junctions were fabricated by magnetron sputtering. V-I curves show that the p-n junctions have rectifying characteristics.

        Analysis of the bacterial communities of four predatory natural enemies collected from a Northern China Bt cotton field

        Predatory natural enemies are major insect species in cotton field ecosystems. Microbes that live inside these insects play essential roles in vital host activities, however, the microbiota of these insects have not been well characterized. In this study, we used Illumina 16S rRNA amplicon sequencing to investigate microbial diversity of the natural enemies Chrysoperla sinica, Harmonia axyridis, Propylaea japonica and Orius similis from a cotton field in northern China. The microbial diversity of C. sinica was low and its dominant bacterial community were Rickettsia (87.78%) and Wolbachia (6.29%). The microbial community of O. similis was more diverse than that of C. sinica. The microbial diversity of H. axyridis and P. japonica was higher, and they had similar dominant phyla, which included Firmicutes, Proteobacteria and Bacteroidetes. Their common dominant bacterial community were Romboutsia, Escherichia-Shigella, Bacteroides, Terrisporobacter, Enterobacter, Lactobacillus, Fusobacterium, Actinobacillus, Sphaerochaeta, Bacteroidales_S24-7_group and Cyanobacteria. This study also forms the basis for further study on the microbiota of natural enemies from different habitats.

        Synthesis and Biological Evaluation of 3,6-diaryl-7H-thiazolo[3,2-b] [1,2,4]triazin-7-one Derivatives as Acetylcholinesterase Inhibitors

        Acetylcholinesterase (AChE) inhibitors played an important role in developing a cure for Alzheimer’ s disease. In order to study on the influence of modifications at different groups and side chains on the AChE inhibitory ability and the active sites of 7H-thiazolo[3,2-b][1,2,4]triazin-7-one derivatives, fourteen 3,6-diaryl-7H-thiazolo[3,2-b][1,2,4]triazin-7-one derivatives were designed and synthesized. The study of AChE inhibitory activity was carried out using the Ellman colorimetric assay with huperzine-A as the positive control drug. Most of the target compounds exhibited more than 50% inhibition at 10 μM. Some target compounds showed strong inhibition against AChE. The molecular fields analysis and preliminary structureactivity relationships are discussed.

        東北少數民族地區農戶土地流轉意愿影響因素硏究: 以延邊地區爲例

        본 연구에서는 연변지역 농가들에 대한 조사 결과를 바탕으로, 이분형 로지스틱 모형을 적용하여 농가들의 농지 사용권 유동의사 및 그에 미치는 영향을 분석하였다. <농업, 농촌, 농민>문제, 즉 “3농” 문제는 중국사회발전의 근본적인 문제로 간주되고 있는데 이러한 “3농” 문제의 근원은 토지문제라고 할 수 있다. 따라서 토지(농지)문제를 해결하는 것이 중국 농촌의 안정적인 발전에 기초적인 작용을 할 수 있다. 연변조선족자치주는 중국 동북지역인 길림성 동부에 위치하고 있는 중국내 최대 조선족집거지이다. 최근 들어 경제와 사회발전과 더불어 출국인원과 중국 발달도시로의 이주로 인해 대량의 농지가 방치되게 되어 농지사용권 유동에 조건을 마련하였으며, 가정농장과 전업합작사의 발전과 더불어 농지유동규모가 점차 증가하게 되었다. 이러한 배경 하에 농가들의 농지유동의사가 어떻게 표현되고 있고, 동시에 어떠한 요인들이 농지유동의사에 영향을 미쳤는지에 대한 연구가 필요한 실정이다. 따라서 소수민족지역인 연변지역을 중심으로 농가들의 농지유동의사를 규명하고, 농지 유동의사에 미치는 요인들을 규명하려 한다. 연구에 사용된 자료는 다음과 같은 방법으로 수집하였다. 2018년 8원 연변대학교 경제관리학원 15명의 학생들이 연변지역 훈춘, 도문, 용정 등 지역에서 농가를 대상으로 1대 1 설문조사를 진행하였다. 총 9개 촌을 대상으로 151부의 설문지를 회수하였다. 분석방법은 로지스틱 회귀모형을 이용하여 성별, 민족, 학력, 직업 등 농가일반사항과 로동력 수, 농기계 수, 정책에 대한 이해 정도 등 농가 경영변수들과 농지사용권 유동의사간의 영향관계를 규명하였다. 분석결과 성별, 민족, 연령, 직업, 노동력 수, 농기계 수, 정책에 대한 이해정도 등 변수들이 영향을 미치는 것으로 분석되었다. 따라서 다음과 같은 정책적 시사점을 제시하였다. 첫째, 정부 정책적 홍보작용과 인도작용을 강화하여 농지사용권 유동정책을 알기 쉽게 이해시켜 농지 유동이 원활이 진행되게 함으로써 농가들의 적정규모에서의 영농홛동을 지지하여야 한다. 둘째, 연변지역의 지역적 우위를 발위하여 농업의 규모화 경영을 도모하여야 한다. 셋째, 농촌 토지임대시장을 육성하여 농지유동의사가 있는 농가들에게 정보를 제공해야 한다. 넷째, 농촌의 사회보장체제를 완벽히 하여 농가들이 농지유동에 대한 의구심을 해소시켜야 한다. This study conducts a field survey of farmers in the Yanbian area and analyzes both their willingness to adopt land circulation and the factors that influence this willingness through a logistic model. The results reveal that gender, nationality, age, the number of the labor force, the amount of agricultural machinery owned, and an understanding of land policy are the main influential factors in farmers’ willingness to participate in land circulation. Finally, several suggestions for promoting land circulation in the Yanbian area are provided.

      • Bevacizumab Concomitant with Chemotherapy is Effective in Treating Chinese Patients with Advanced Non-Squamous Non-Small Cell Lung Cancer

        Objectives: To retrospectively review the safety and clinical efficacy of bevacizumab concomitant with chemotherapy in Chinese patients with advanced non-squamous non-small cell lung cancer (NSNSCLC). Methods: Clinical data for 79 patients with NSNSCLC who received bevacizumab concomitant with chemotherapy in Chinese PLA General Hospital from April 28th 2009 to May 5th 2013 were retrospectively reviewed to analyze the clinical efficacy including disease control rate (DCR), overall response rate (ORR), progression-free survival (PFS), overall survival (OS), the Eastern Cooperative Oncology Group (ECOG) score and the safety. Results: The Eastern Cooperative Oncology Group (ECOG) score was 0-2. By the final cutoff date (June 9, 2013), 54 (68.4%) patients had disease progression and 37 (46.8%) died. The ORR was 32.9% and the DCR was 83.5%. The ORR of the first-, second-, and third- or later-line treatments were 51.4%, 25.0% and 12.5%, while the DCR were 94.3%, 80.0% and 70.8%, respectively. The median OS (mOS) and PFS (mPFS) were 13.5 and 5.83 months, respectively. The mOS of patients with the first-, second-, and third- or later- line treatments were 16.2, 10.9 and 8.30 months, while the mPFS were 7.27, 5.90 and 5.17 months, respectively. Chemotherapy-related adverse events included myelosuppression, vomiting, hepatic dysfunction and renal dysfunction, while the common serious bevacizumab-related adverse events were thromboembolic problems, gastrointestinal perforation and reversible posterior leukoencephalopathy syndrome, which could be well managed. Conclusions: Bevacizumab concomitant with chemotherapy is effective and the related toxicity can be well tolerated in Chinese patients with NSNSCLC.

        Influence of Hydrogen on Al-doped ZnO Thin Films in the Process of Deposition and Annealing

        The Al-doped ZnO (AZO) films were deposited on a glass substrate by RF magnetron sputtering in pure Ar and Ar+H2 gas ambient at temperature of 100ºC and annealed in hydrogen ambient at the temperature range from 100 to 300 °C, respectively. It was found that either the addition of hydrogen to the sputtering gas or the annealing treatment effectively reduced the resistivity of the AZO films. When the AZO films were annealed at the temperature of 300 °C for 1hr in a hydrogen atmosphere, the resistivity decreased from 2.60×10-3 Ωcm to 8.42×10-4 Ωcm for the film deposited in pure Ar gas ambient. Under the same annealing conditions of temperature and hydrogen ambient, the resistivity of AZO films deposited in the Ar+H2 gas mixture decreased from 8.22×10-4 Ωcm to 4.25×10-4 Ωcm. The lowest resistivity of 4.25×10-4 Ωcm was obtained by adding hydrogen gas to the deposition and annealing process. X-ray diffraction (XRD) pattern of all films showed preferable growth orientation of (002) plane. The average transmittance is above 85 % and in the range of 400-1000 nm for all films.
