Low Resistance and Transparent Ag/AZO Ohmic Contact to p-GaN

Silver (Ag)/ aluminum-doped zinc oxide (AZO) films were deposited on p-GaN by using electronbeamevaporation. After the annealing process, current -voltage (I-V) measurements were carriedout to determine the characteristic of the contacts. The Ag/AZO films annealed at 600 C werefound to present an ohmic contact behavior. The specific contact resistance was calculated tobe 9.76 × 10−4cm2 and the transmittance was over 80% for visibly light. The atomic forcemicroscope was used to measure the aggregation of Ag grains which may have been the main factorin the formation of the Ag/AZO ohmic contact to p-GaN.

Located at the important tumor suppressor locus, 3p22, PLCD1 encodes an enzyme that mediates regulatory signaling of energy metabolism, calcium homeostasis and intracellular movements. We identified PLCD1 as a downregulated gene in aerodigestive carcinomas through expression profiling and epigenetic characterization. We found that PLCD1 was expressed in all normal adult tissues but low or silenced in 84% (16/19) gastric cancer cell lines, well correlated with its CpG island (CGI) methylation status. Methylation was further detected in 62% (61/98) gastric primary tumors, but none of normal gastric mucosa tissues. PLCD1 methylation was significantly correlated with tumor high stage. Detailed methylation analysis of 37 CpG sites at the PLCD1 CGI by bisulfite genomic sequencing confirmed its methylation. PLCD1 silencing could be reversed by pharmacological demethylation with 5-aza-2′-deoxycytidine, indicating a direct epigenetic silencing. Ectopic expression of PLCD1 in silenced gastric tumor cells dramatically inhibited their clonogenicity and migration, possibly through downregulating MMP7 expression and hampering the reorganization of cytoskeleton through cofilin inactivation by phosphorylation. Thus, epigenetic inactivation of PLCD1 is common and tumor-specific in gastric cancer, and PLCD1 acts as a functional tumor suppressor involved in gastric carcinogenesis.Oncogene (2009) 28, 2466–2475; doi:10.1038/onc.2009.92; published online 18 May 2009

The China Spallation Neutron Source (CSNS) is a high-power, accelerator-based project currently under preparation. The accelerator complex consists of an H$^-$ ion source, an H$^-$ linac, a rapid-cycling proton synchrotron, and the transport lines. During the past year, the design of most accelerator systems went through major iterations, and initial research and developments was started on the prototyping of several key components.
Fabrication and characterization of aluminum-doped zinc oxide Schottky diodes on n-GaN

Aluminum-doped zinc oxide (AZO) films were prepared using an electron-beam evaporation system to form Schottky contacts on n-type GaN at depositing temperatures varied from 100 to 400 ℃. The currentevoltage (I-V) measurements which showed a rectifying characteristic were carried out to deduce the Schottky barrier heights (SBHs) according to the thermionic emission theory. The SBHs were calculated by using a linear curve fit to forward characteristics of ln(I) against V, and have a small alteration around 0.7 eV. Hall-effect measurements were carried out to illuminate the alteration of the SBHs that were mainly affected by the carrier concentration of the AZO films. It has been found that the SBH ascends as the carrier concentration decrease, and the dislocations play an important role on the leakage current of the contacts.

<P>The wetting of a droplet on a particular solid surface of a thin liquid film followed by solvent drying is a crucial process for nanostructure formation. However, this thin liquid film was commonly observed to rupture due to the instability of the given surface. Herein, we developed a technique to control the dynamical kinetics of a solution droplet by the co-solvent vapor, which yielded a reversible spreading/dewetting process between the spherical droplet and the stable thin liquid layer on surfaces that are usually difficult to wet. Our theoretical model indicates that the wetting process is governed by the sorption of co-solvent vapor within the droplet, which alters the surface free energy, lowers the contact angle, reduces the liquid film thickness, and stabilizes the drying process. The obtained thin liquid films allow the in-plane alignment to generate one-dimensional nano- or micro-structures in the deposited materials, such as nano-wires and organic crystals. In particular, in-plane aligned organic single crystals unveiled high field-effect mobility, up to 9.1 cm(2) V-1 s(-1), in thin-film transistors.</P>
Dynamic characteristics and experimental study of double layer vibration isolation system

To improve the isolation ability of the existing equipment for low-frequency line spectrum, this paper presents an electromagnetic double-layer vibration isolation system (EDVIS) for the first time. The negative and positive stiffness values of the ED-VIS are provided by the electromagnet and the linear spring, respectively. To better analyze the vibration isolation system designed in this paper, the dynamic model of the ED-VIS is established, and the effects of damping ratio, excitation force amplitude, and mass ratio on the force transmissibility feature of the isolator are analyzed. Then, the ED-VIS test bench is built, and the low-frequency vibration isolation capability of the ED-VIS is measured by a frequency sweep test. According to the sweep test results, a method to improve the low-frequency vibration isolation capability of the isolator is proposed. Finally, the reliability of the system in isolating low-frequency vibration is verified. The results show that compared with the equivalent linear vibration isolation system, ED-VIS is more sensitive to low-frequency vibration and has a lower initial vibration isolation frequency. Therefore, this paper designs the ED-VIS has better low-frequency vibration isolation performance.
Dynamic risk assessment of water inrush in tunnelling and software development

Water inrush and mud outburst always restricts the tunnel constructions in mountain area, which becomes a major geological barrier against the development of underground engineering. In view of the complex disaster-causing mechanism and difficult quantitative predictions of water inrush and mud outburst, several theoretical methods are adopted to realize dynamic assessment of water inrush in the progressive process of tunnel construction. Concerning both the geological condition and construction situation, eleven risk factors are quantitatively described and an assessment system is developed to evaluate the water inrush risk. In the static assessment, the weights of eight risk factors about the geological condition are determined using Analytic Hierarchy Process (AHP). Each factor is scored by experts and the synthesis scores are weighted. The risk level is ultimately determined based on the scoring outcome which is derived from the sum of products of weights and comprehensive scores. In the secondary assessment, the eight risk factors in static assessment and three factors about construction situation are quantitatively analyzed using fuzzy evaluation method. Subordinate levels and weight of factors are prepared and then used to calculate the comprehensive subordinate degree and risk level. In the dynamic assessment, the classical field of the eleven risk factors is normalized by using the extension evaluation method. From the input of the matter-element, weights of risk factors are determined and correlation analysis is carried out to determine the risk level. This system has been applied to the dynamic assessment of water inrush during construction of the Yuanliangshan tunnel of Yuhuai Railway. The assessment results are consistent with the actual excavation, which verifies the rationality and feasibility of the software. The developed system is believed capable to be back-up and applied for risk assessment of water inrush in the underground engineering construction.
