If we take account of the 'Architectural Tradition' which aims a construction of better environment, we can see that this tradition has ended historically toward Utopia. It is a continual trend from ancient to contemporary epoch in each transitional periods and especially in Sir. Thomas More & in his Renaissance Era. Utopia is an ideal commonwealth in which inhabitants exist under perfect conditions, ideally perfect places or state of things. Utopia's plans are complete projects of image, its goal is an improvement according to the eras. Its plans are characterized by rigid geometrical pattern as circle and square, which contain generally center·axis·enclosure·boundary·symmetry. Recent architectural circumstances no longer reflect utopian visions. Therefore, the Utopian architecture describes characteristics of the era unlike the continuity of its concept.

본 논문에서는 AlGaAs/InGaAs/GaAs계의 전력용 PM-HEMT와 직사각형 나선 인덕터 및 MIM 캐패시터를 우리실험실에서 제작하고 이를 이용하여 mm파 대역의 MMIC 2단 전력 증폭기를 설계하였다. PM-HEMT 제작 결과, 총 게이트폭 0.12 mm∼1.28 mm에서 포화 전류는 40 mA∼230 mA, 35 GHz에서의 MAG는 9.2dB∼2.3dB, f_T는 45∼23 GHz를 얻었다. MMIC 전력증폭기의 매칭을 위해 제작된 직사각형 나선인덕터의 경우 0.2∼0.78 nH를, MIM 캐패시터의 경우 0.18 pF∼2.16 pF를 얻었다. 또한, 35 GHz 대역의 50Ω전송선로를 제작한 결과 Insertion Loss는 0.3 dB 이하를, 입력 반사계수는 -20 dB 이하를 얻었다. MMIC 2단 전력증폭기를 설계한 결과, 35 GHz에서 S_21 10.82 dB, S_11은 -16.27 dB, S_22는 -10.78 dB를 얻었으며, 칩 크기는 1.4 mm ×0.8 mm이었다. A GaAs MMIC power amplifier for mm-wave was designed using the fabricated AlGaAs/InGaAs/GaAs power PM-HEMTs, rectangular spiral inductors and Si_3N_4 MIM capacitors at our Lab. The saturation current of 40 mA∼230 mA, MAG of 9.2dB∼2.3dB at 35 GHz and f_T of 45∼23 GHz were obtained from the fabricated PM-HEMTs with the total gate widths of 0.12∼1.28 mm. Inductances of 0.2∼0.78 nH and capacitances of 0.18 pF∼2.16 pF were obtained from the fabricated rectangular spiral inductors and MIM capacitors, respectively. Also an insertion loss of below 0.3 dB and input return loss of -20 dB were obtained from the fabricated 50Ω transmission line at the frequency of 35 GHz. Finally, S_21 of 10.82 dB, S_11 of -16.27 dB and S_22 of -10.78 dB were obtained from the designed MMIC 2-stage power amplifier with the chip size of 1.4 mm×0.8 mm.

The plans of ideal cities are complete projects of image, its goal is an improvement according to the eras. Its plans are characterized by rigid by geometrical pattern as circle and square, which contain generally center · axis · enclosure · boundary · symmetry. Recent architectural circumstances no longer reflect visions of the ideal city. Therefore, the ideal city describes characteristics of the era unlike the continuity of its concept.
