Van-der Waals Heterojunction based Light-Triggered Ternary Device and Inverter

Here, we report the light-induced negative differential transconductance (L-NDT) phenomenon in graphene/tungsten diselenide (WSe<sub>2</sub>) type I heterojunction, where the photoinduced drain current in an MVL device unusually decreases in a specific bias region with increasing gate voltage under illumination. Because a MVL device operating on the basis of this L-NDT phenomenon exhibits an abnormal ID-VG characteristic curve with two VTH, using this MVL device, we finally implement a ternary inverter circuit handling three stable logical states.

Here, we study lateral-type NDR devices based on the Esaki diode scheme, which combine vdW materials. Also, we designed the non-attenuating oscillators based on the NDR phenomenon, which compensates for the oscillation loss caused by the series resistance with a positive value, subsequently enabling the zero damping of oscillating signal. We then discuss how the NDR device characteristics affect the performance of the non-attenuating oscillator circuit. Finally, we demonstrate the feasibility of lateral vdW NDR device toward the non-attenuating oscillator circuits.
