RF Mangetron Sputtering법을 이용한 Al203 박막의 성장과 후속 열처리 조건에 따른 특성 분석

Thin films of SiO_2 are used for the gate oxide of almost all of FET devices. However, SiO_2 films showed the several disadvantages such as the weakness of durability and dielectric strength. This study has been performed to fabricate the a-Al_2O_3 film using rf-magnetron sputtering and post-annealing of Al_2O_3 film, in order to complement the disadvantages of SiO_2 film. The optimum sputtering conditions were 150W of rf-power and 0.5~1.0sccm of the amount of inletting oxygen gas. The phases of Al_2O_3 were changed according to the post-annealing temperature.The Al_2O_3 films showed amorphous up to 500℃, r-phase within 600~1000℃ and a-phase over 1000℃. a-step (thickness), XRD (phase measurement), AFM (qualities of surface) and Nano-hardness tester were used to investigate the film properties.

Empirical Bayes Inferences in the Burr distribution by the bootstrap methods

We consider the empirical Bayes confidence intervals that attain a specified level of EB coverage for the scale parameter in the Burr distribution under type II censoring data. Also, we compare the coverage probabilities and the expected confidence interval lengths for these confidence intervals through simulation study.

Although many diagnostic methods have been clinically used in scrotal pathology, but almost all diagnostic modalities are inadequate in visualization of variable scrotal diseases in anatomic detail. nd non-invasive means of evaluating the anatomic image of scrotal content was needed then superficial location of the scrotums make them ideally suited for sonographic examination and improvement in resolution of diagnostic ultrasound permits in depth evalution of scrotal anatomy & pathology. Authors experienced 48 cases of scrotal diseases confirmed by surgery, needle aspiration and follow up studies from August, 1984 to July, 1986.

The authors experienced 49 instances with dissecting aneurysm fo aorta diagnosed by angiography from April 1981 to March 1987. We analyzed the technique of angiography, the method of procedure, and the angiographic findings. RESULTS : 1. The most common site of arterial puncture for introduction of catheter was right femoral artery, and we also used the left femoral, right and left axillary, and brachial arteries in cases in which the femoral arterial pulse is absent or feeble. 2. In a series of our 49 cases, the most common type classified by DeBakey et. al., was type III secondly type I adn the third type II. 3. Angiographic findings were identified with following frezuency : Intimal tearingm, intimal flap with opacified false lumen, compression of true lumen, aortic wall thickness over 6mm. abnormal catheter course, re-entry, and aneurysm formation.

The history of the radiological examination of the breast has been long, and recently the methods for examining the breast are variable: mammography, thermography, xeroradiography, ultrasonography, water-path sonography, transillumination, mammary C.T., M.R. Imaging, infra-red scanning, nuclear medicine, and galactography. Most of these methods were not proven or have not been satisfied on their clinical testing but conventional mammography has been the gold standard for diagnosis of the breast cancer and no other method has reached its effectiveness. The authors performed mammography in 488 patients with breast abnormalities who had visited to Yeung Nam University hospital from May, 1983 to December, 1984. And we analyzed the mammographic findings and diagnostic accuracy in pathologically confirmed 53 cases by operations or biopsies. The results are as follows: 1. Among 16 cases of breast malignancies, (1) the most prevalent age group is 6th decade (37.5%), followed by 5th de ade (31.3%), (2) the most common pathologic type is ductal carcinoma (93.75%), (3) the masses are larger than 2cm in 8 cases, smaller than 2cm, in 5 cases, and no visible mass is observed in 3 cases. 2. Among 37 cases of benign breast diseases, (1) the most prevalent age group is 4th & 5th decades(each 11 cases), and followed by 3rd decade(8 cases), (2) the most common disease is benign tumor (17 cases), followed by fibrocystic dysplasia (13 cases), and inflammatong disease (7 cases). (3) radiologically visible masses are observed in 16 cases and the masses are smaller than 2cm, in 11 cases. 3. The diagnostic accuracy of mammography compared with that of pathology, (1) in malignancy, the accuracy rate is 75% (12/16 cases), and 87% (32/37 cases) in benign diseases. (2) average accuracy rate is 81% (44/53 cases).

Born implanted into silicon exhibits the transient enhanced diffusion during RTA(Rapid Thermal Annealing), although the heating time is the order of second. According to the reports on thermal properties of boron at the low temperature less than 500 ℃, it might be interesting to investigate the effect of two-stage annealing(low temperature furnace annealing followed by high temperature RTA) of boron. 17 and 45 keV boron have been implanted into Si crystal. The two kinds of samples (FA+RTA and RTA only) have been prepared. The sheet resistivity and SIMS depth profiles of boron have been compared with each other. It is concluded that there are no differences between the boron profiles with two-stage annealing and with merely RTA. The result also shows that boron diffusion during RTA is not solely attributable to specific lattice positions of boron.
