Keys to high wiring density semiconductor packages include flip-chip bonding and build-up substrate technologies. The current issues are the establishment of a fine pitch flip-chip bonding technology and a low coefficient of thermal expansion (CTE) substrate technology. In particular, electromigration and thermomigration in fine pitch flipchip joints have been recognized as a major reliability issue. In this paper, electromigration and thermomigration in Cu/Sn-3Ag-0.5Cu (SAC305)/Cu flip-chip joints and electromigration in Cu/In/Cu flip chip joints are investigated. In the electromigration test, a large electromigration void nucleation at the cathode, large growth of intermetallic compounds (IMCs) at the anode, a unique solder bump deformation towards the cathode, and the significantly prolonged electromigration lifetime with the underfill were observed in both types of joints. In addition, the effects of crystallographic orientation of Sn on electromigration were observed in the Cu/SAC305/Cu joints. In the thermomigration test, Cu dissolution was accelerated on the hot side, and formation of IMCs was enhanced on the cold side at a thermal gradient of about $60^{\circ}C$/cm, which was lower than previously reported. The rate of Cu atom migration was found comparable to that of electromigration under current conditions.

오늘의 일본은 상거래에 있어서 전산화와 디지털화가 매우 큰 진전을 보여 주고 있다. 특히 지난 10년은 ICT 즉, 정보통신기술의 도입 덕분에 상거래 자체가 상당히 큰진전을 이룩하였다. 결과적으로 B to B 시장에서의 전자상거래의 시장규모는 광의의 개념으로 250조 엔을 넘어서는 성과를 이룩하였다. 비즈니스의 전산화와 디지털화 또한 비즈니스 현장에서의 의사소통을 의미한다. 여기에서는 우리의 비즈니스 커뮤니케이션에 얼마나 많은 변화가 상거래의 전산화와 디지털화를 통하여 일어났는가하는 것과 비즈니스 커뮤니케이션의 패러다임 변화가 일어났는지 등, 이 논문에서는 상거래에 있어서의 전산화와 디지털화의 변화가 국제비즈니스 커뮤니케이션에 미치는 영향과 그 다양한 측면들에 대하여 검토해 보고자 한다. The computerization and digitization in commercial transactions have been showing a remarkably drastic progress here in Japan. Especially the past ten years have seen a significantly greatest progress in the commercial transactions themselves, thanks to the introduction of ICT (information and communication technology). The market scale of business-to-business electronic commerce (B to BEC) in a wide sense, consequently, has topped 250 trillion yen. The computerization and digitization of our commercial business also means those of our communication in business scenes. Now, how much change has there occurred in our business communication due to the computerization and digitization of our commercial business? Has‘Paradigm Shift’ taken place in the business communication? This Chapter discusses the changes taken place in international business communication through the introduced computerizing/digitizing technologies and by the computerization and digitization of our commercial business and also discusses their various aspects.
外国人留学生の留学における ソーシャルキャピタルに関する研究 -ネパール人留学生及びベトナム人留学生の事例より-

本研究はネパール人留学生とベトナム人留学生の事例を基に、留学の前後の過程における様々な機会へのアクセスに影響を与えた要因についてソーシャルキャピタルとの関連から分析し、①留学前及び来日後の様々な機会へのアクセスに影響を与えた要因、②留学における各アクターとのソーシャルキャピタルの変容プロセス等について明らかにすることを目的としている。本研究の目的を達成するために実施したアンケート調査の結果を基に分析を行った。その結果、第一に、ネパール人留学生及びベトナム人留学生において「自分の国の日本語学校」及び「自分の国の留学関連の業者等」とのソーシャルキャピタルの繫がりが日本への留学をする際の①日本語学校や賃貸住宅へのアクセスや、②留学に伴う諸手続き等において重要な役割を果たしていることが共通して見られること、第二に、「来日直後のアルバイトへのアクセス手段」において、日本語学校とのソーシャルキャピタルの繫がりを通した紹介が大きな役割を果たしていること、第三に、留学の各段階において各アクターとのソーシャルキャピタルの繫がりの強弱が変容していること等が明らかとなった。 This paper explores the factors that influenced access to various opportunities in the process of study abroad in relation to social capital through the cases of Nepalese and Vietnamese students. The paper finds that; (1) it was clear that Japanese language schools and so on in their own countries play an important role prior to study abroad in Japan; (2) immediately after coming to Japan, it was clear that the connection with the Japanese language schools in Japan and the social capital, played an important role in accessing some opportunities; and (3) in conclusion, it was clear that the strength of social capital with each person directly and indirectly involved had changed in the process of study abroad.
