승온시 Si₂H?가스 주입을 이용한 고상에피택시에 의해 제조된 Si에피택시막에 관한 연구

In this study, a novel technique to realize a selectively grown Si epitaxy layer onto source/drain regions has been developed. This technique consists of deposition of amorphous Si with oxide-free Si surface, selective solid phase epitaxial(SPE) growth on Si windows. The amorphous Si layer serves as the channeling prevention layer during the ion implantation. Usually, amorphously deposited Si films by CVD are crystallized to poly-Si due to a formation of SiO₂layer at amorphous Si/Si substrate interface. Formation of SiO₂layer on si surface can be effectively prevented by flowing Si₂H?? gas during the heating-up procedure fro amorphous Si depositions. In this way, amorphously deposited Si layer onto (100) Si substrates was grown epitaxially during the post-deposition heat treatments. Employing Si₂H?? flowing and solid phase epitaxial growth, high-quality epitaxial Si layer was obtained at low temperatures below 600℃ without conventional high temperature cleaning procedures.

연구목적: 신손상은 보통 복부외상 환자의 10% 정도에서 발생하며 비뇨기계에서 발생하는 손상 중 가장 높은 빈도를 차지하고 있다. 신손상 치료의 궁극적인 목표가 환자의 생명을 구하는 것이고, 가능 하면 신조직을 최대한 보존하면서도 합병증은 최소화하여야 하므로 정확하게 평가된 진단을 내려, 혈류 역학적으로 안정된 경우 보존적 요법을 시행하는 빈도는 증가하고 있다. 본 연구에서는 10년간의 신손 상을 분석하여 손상의 원인, 정도, 치료 방법 등을 알아보고자 하였다. 대상및방법: 2000년 2월부터 2010년 6월까지 본원 응급실에 방문하여 신손상으로 진단된 59명의 환 자들을 후향적으로 분석하였다. 결과: 환자의 성별은 남자가 39례 (66.1%)였고, 여자가 20례 (33.9%)였다. 신손상의 원인은 교통 사고가 37례 (62.7%)였고, 낙상이 7례 (11.9%), 외상이 12례 (20.3%), 자상이 1례 (1.7%), 원 인미상이 2례 (3.4% )였다. 손상의 정도는 I 등급이 11례 (18.6%), II 등급이 10례 (16.9%), III 등급이 20례 (33.9%), IV 등급이 10례 (16.9%), V 등급이 8례 (13.6%)였다. 신손상 환자의 치료 는 대증치료가 46례 (77.9%)였고, 신절제술이 5례 (8.5%), 신혈관색전술이 5례 (8,5%), 그외 다른 치료들이 3례 (5.1%)였다. 결론: 신손상의 원인은 교통사고와 외상 등이 가장 많은 비중을 차지했으며, 3 등급의 손상이 가장 많 았고, 치료는 대증요법이 주를 이루었지만, 점차 신혈관색전술이 늘어나고 있다. 앞으로 지역단위로의 추가적인 연구가 필요할 것으로 생각된다.

The power semiconductor switching devices(PSSD) continuously developed, Power Electronic Technology using PSSD is gradually extended. Also, in emboss with environmental destruction problem cause the atmosphere and the water pollution to growth of the commercial society, the research in favor of cleansing environmental a pollutant actively proceed. Cause of having a strong oxygenization in the physical world, the ozone has sterillization effect predominantly against virus, bacteria, etc and has application in decolorization, deodorization, food storage and air cleansing and has a merit that does not cause the secondary pollution by being restored to oxygen lastly. Therefore, This project describe study on the ozone generation power supply using the high frequency electric field method and the lamp type ozone generator using photochemistry, one of method of generate ozone.

Two diffusion-controlled mathematical models for emulsion-type liquid membrane, which were proposed by Lightfoot and Ho, and Ihm and Choi, were simulated by solving numerically the coupled moving boundary value problem using Crank-Nicholson implicit method and were compared with the batch experimental data obtained previously for removal of phenol from waste water. The results have shown that Lightfoot and Ho's model which was based on uniform mass transfer resistance inside the emulsion globules was not in good agreement with the experimental data especially at initial time period, but Ihm and Choi's model considering mass transfer resistances in the outer liquid membrane layer and in the inner reacted zone simulataneously, was fitted well the experimental data for nearly entire time period. Therefor, Ihm and Choi's model taking into consideration the outer mass transfer resistance layer of liquid membrane was thought to be more predictive and more precise than Lightfoot and Ho's one in the emulsion-type liquid membrane.

Since the modern physical education of Korea begins with regime crisis following Japanese Imperialism's aggression, its primary nature can be characterized to be nationalistic. The aim of this paper from this point of view is to establish a subjective historical viewpoint of physical education in Korea with defining Dosan's physical thought and its content as practices. For the research it was considered such as the activities of nationalistic physical education of Shinminhae, Hungsadan, and Daesung School, the national education institutes, and the conslusion is as follows : First, performing of physical education had been transformed to substantive method for nation liberating ideology. So its significant portion was constituted with gymnastics and physical activities like a Spartian exercises. Second, it was exploited for encouraging the national unity so that its effect led to inspiring nationalistic sentiment and arousing the patriotism. Third, it was operated as a basic factor to cultivating sound personality. Rather than mental education rearing-up a patriotist was given the first primary emphasis through the bolstering morality and robust physical exercise.

Some methods of appling to a control system and basic concept about the neural networks are presented, and some methods of training neural networks and back propagation algorithm, which updates weight for reduced output error, are described in this paper. Methods of constructing a control system of power conversion devices using feedforward of recurrent neural networks are presented through some examples. A behavior of controlled conversion devices with that control system is considered by the computer simulation.

At first, We analyzed the joint stiffness for the TRUCK FRAME ASS'Y of our company and made a experiment for each JOINT part and FRAME ASS'Y. Next, we examined the validity of experimental result by comparing with F.E. MODEL. And we identified the reliability of this analyzing method by suing this F.E. MODEL and joint stiffness matrix and obtaining the reasonable result physically.

Magnetic properties and microstructures of FeTaNC thin films, which were deposited by magnetron reactive sputtering method, were investigated as a function of CH₄ and N₂ gas partial pressures. Magnetic properties of FeTaNC films were depended on total reactive gas pressures as well as CH₄/N₂ pressure ratios. For reactive gas partial pressures of 5 ∼ 10 %, optimum magnetic properties were observed in the FeTaNC films with proper CH₄/N₂ ratio. On the other hand, at 15% of gas partial pressure, FeTaN and FeTaC films showed superior properties to FeTaNC films. Above 15%, the magnetic properties of films rapidly degraded due to an excess incorporation of C and/or N atoms. Excellent soft magnetic properties of 17kG of Bs, 0.3 Oe of Hc, and 4000 of μ' (at 5 ㎒) were obtained in the FeTaNC films. The process windows of FeTaNC films which are showing good soft magnetic properties are larger than FeTa(N/C) films. High permeabilities of FeTaNC films could be explained by the Fe lattice distortion caused by N atoms, hence reduction of magnetic anisotopy. While precipitated TaN and TaC particles effectively supress the growth of α-Fe grains leading to a good soft magentic properties, FeN and FeC phases such as Fe3N, Fe4N, FexC have detrimental effects.
