In this study, AlGaAs/GaAs heterojunction bipolar transistors (HBTs) with AlGaAs-ledge structures were fabricated, and their electrical performances at various substrate temperatures were comparatively characterized with respect to DC performances. To improve the surface properties of the HBTs, we employed an AlGaAs-ledge structure by using a simple ledge technique. Compared with the no-ledge HBT, the ledge HBT showed improvements in the current gain about 14\%, and exhibited comparable high-frequency performances. The extracted surface recombination current was $5.13 \times 10^{-7}$ A/$\mu$m, which confirmed that the AlGaAs-ledge structure effectively suppressed the surface recombination. We also present the temperature-dependent electrical performances of HBTs. The temperature coefficient of the base-emitter turn-on voltage was $-$2.29 mV/K, and the offset voltage was increased from 0.172 to 0.247 V as the temperature was increased in the temperature range of 240 - 420 K. The HBT showed a negative temperature coefficient at all collector currents, and the current gain at a collector current of $1 \times 10^{-3}$ A was reduced from 135.6 to 19.11 as the temperature was increased from 240 K to 420 K.
Design Issues Caused by Unwanted Channel Edge Effects in SOI-CMOS Devices for Analog RF Applications

We study extensively the channel edge effects of silicon-on-insulator (SOI) metal-oxide semiconductor eld-effect transistors (MOSFETs) technology. The increases of degraded-harmonic distortion in narrow-width devices are investigated for sub-0.2 m partially depleted (PD) SOI MOSFETs. From these results, we suggest device design guidelines for analog RF applications in SOI MOSFETs and bulk-silicon MOSFETs.
Stage and Tissue Specific Expression of Four TCR Subunits in Olive Flounder (Paralichthys olivaceus)

TCR subunits are members of membrane-bound receptors which allow the fast and efficient elimination of the specific fish pathogens have regulated function in adaptive immunity. Sequence structure of TCR subunits have been reported for various teleosts, but the information of each TCR subunit functional characterization through expression analysis in fish was unknown. In this study, we examined the gene expression of TCR subunits in the early developmental stages and observed transcript levels in various tissues from healthy adult olive flounder by RT-PCR. The mRNA expression of alpha subunit was already detected in the previous hatching step. But the transcripts of another TCR subunit were not observed during embryo development and increased after hatching and maintained until metamorphosis at the same level. It was found that all TCR subunits mRNAs are commonly expressed in the immune-related organ such as spleen, kidney and gill, also weak expressed in fin and eye. TCR alpha and beta subunit were expressed in brain, whereas gamma and delta were not expressed same tissue. The sequence alignment analysis shows that there are more than 80% sequence homology between TCR subunits. Because it has a high similarity of amino acid sequence to expect similar in function, but expression analysis show that will have may functional diversity due to different time and place of expression.

The red imported fire ants, Solenopsis invicta Buren are one of the serious pests in the world. Recently, S. invicta and S. germinata were found at Gamman pier, Pusan port in Korea by Animal and Plant Quarantine Agency. It is difficult to discriminate between S. invicta and S. germinata because of their morphology. Although DNA barcoding is an efficient method for species identification based on partial sequence of the mitochondrial cytochrome oxidase I gene(COI), amplification of non-target sequences or heteroplasmic COI sequences may result in the failure of Sanger sequencing. To overcome these limitations, application of next generation sequencing platforms is an alternative method. Here, we developed SNP markers using NGS technologies to distinguish two fire ants accurately and easily. For read mapping from high-throughput sequencing data, we used S. invicta reference genome version Si_gnG downloaded from NCBI database. Samtools were used for genotypes calling after mapping read to reference genome by BWA. After coding sequence SNPs that clearly distinguish S. invicta and S. geminata from one candidate gene were selected, the SNPs were validated additional Sanger sequencing using various accessions, including S. invicta and S. geminata. Our results demonstrated that detection of S. invicta from Solenopsis genus group could be accurately and quickly detected by these markers.

Olive flounder (Paralichthys olivaceus) is one of the commercial important flatfish species in Korea. The ocular signal transduction pathway is important in newly hatched flounders because it is closely involved in the initial feeding phase thus essential for survival during the juvenile period. However, the study of gene expression during ocular development is incomplete in olive flounder. Therefore we examined the expression analysis of specifically induced genes during the development of the visual system in newly hatched flounders. We searched ocular development-involved gene in the database of expressed sequence tags (ESTs) from olive flounder eye and this gene similar to arrestin with a partial sequence homology. Microscopic observation of retinal formation corresponded with the time of expression of the arrestin gene in the developmental stage. These results suggest that arrestin plays a vital role in the visual signal transduction pathway of the retina during ocular development. The expression of arrestin was strong in the ocular system during the entirety of the development stages. Our findings regarding arrestin have important implications with respect to its biological role and evolution of G-protein coupled receptor (GPCR) signaling in olive flounder. Further studies are required on the GPCR-mediated signaling pathway and to decipher the functional role of arrestin.
