RF-Sputtering 법에 의한 SiC 나노와이어의 특성연구

Silicon carbide nanowires were grown by heat treatment of the films at 1200℃ after amorphous SiC thin films were deposited on graphite substrate by radio frequency magnetron sputtering at 600℃. It was confirmed that SiC nanowires with the diameter of 20-60 nm and length of about 50nm were grown from Field Emission Scanning Election Microscope (FE-SEM) and Transmission Election Microscope (TEM) observation. The diameter of nanowires was increased as heat treatment time is increased. The nanowires were identified to β-SiC single crystalline from X-Ray Diffraction(XRD) analysis. It was observed from this study that deposition temperature of samples was critical to the crystallization of nanowires. On the other hand, the effect of deposition time was insignificant.

This study was carried out to check the effects of endocarp and benzyladenine on the after-ripening and germination of ginseng seed. The accelerating substance of germination was faintly traced at the Rf 1.0 in the extracts of whole seeds, but the inhibiting substances of germination increased with time. However, inhibiting substances decreased with time in the extracts of endocarps. The embryo percentage of the cleaved seeds was 20.7% , being higher than that of untreated seeds of 10.7% . Under the stratification treatment, the growth of embryo was more effective and the dehiscent percentage was also remarkably higher at alternative temperature than at constant temperature. Dried seeds showed germination percentage of 34% , showing the effect of dryness on the physiological dormant breaking, while physiological (formant seeds did not germinate. The effect of banzyladenine showed high germination percentage and germination speed in proportion to concentrations. The 200 ppm treatment showed high increase of 272% , being compared to the control.
