A novel radiation-dependence model of InP HBTs including gamma radiation effects

In order to predict the lifetime of InP Heterojunction Bipolar Transistor (HBT) devices and related circuits in the space radiation environment, a novel model including gamma radiation effects is proposed in this paper. Based on the analysis of radiation-induced device degradation effects including both DC and AC characteristics, a set of empirical expressions describing the device degradation trend are presented and incorporated into the Keysight model. To validate the effective of the proposed model, a series of radiation experiments are performed. The correctness of the novel model is validated by comparing experimental and simulated results before and after radiation.

Thermal buckling analysis in InSb focal plane arrays detector

When exploring the buckling mechanism in indium antimonide (InSb) detector, the global square checkerboard buckling pattern reappears in finite element simulation results. The contributions from the three layered materials to the deformations along the Z-direction are systematically analyzed. Analysis of results shows that the buckling deformation originated from the thermal difference between silicon readout integrated circuits (silicon-ROIC) and the intermediate layer directly above. Furthermore, the buckling pattern is determined by indium bumps array. After passing through the 10 μm intermediate layer, the deformation amplitude is significantly reduced from 2.23μm to 0.24 μm. Afterwards, passing upward through the 10 μm InSb chip, the maximal deformation is further decreased to 0.09 μm.

When an indium antimonide (InSb) infrared focal plane array (IRFPA) is subjected to a thermal shock test, most of the cracks originatefrom the region over the negative electrode, which restricts its final yield. In light of the proposed equivalent modeling, three negativeelectrode structures are assessed to eliminate the accumulated deformation around the negative electrode. Simulation results show thatwhen a thicker indium bump array is connected directly with negative InSb material, the accumulated thermal deformation is the minimum,the top surface of InSb chip is the smoothest, and the square checkerboard buckling pattern, present clearly in both gold bufferlayer and sparse thicker indium bump array structure, seems to be unclear. All these mean that a thicker indium bump array structure is agood choice, which will benefit to reduce fracture probability of InSb IRFPAs under thermal shock.
Systematic and Rigorous Extraction Procedure for InP HBT π-type Small-signal Model Parameters

In this paper, a systematic and rigorous extraction procedure for InP heterojunction bipolar transistor (HBT) π-type small-signal model parameters is proposed. The AC current crowding effect modeled as a parallel RC circuit is included in the small-signal model of InP HBTs. All of the elements parameters are acquired by means of a systematic and rigorous extraction method based on peeling algorithm, and there is no any simplified approximation. The extraction equations are derived from S-parameters by peeling peripheral elements from small-signal models to get reduced ones, so the extraction technique is more easily understood and clearer. The complete π-type model for an emitter-up InP HBT with 1×15 µm2 emitter area is established and validated, which shows that the small-signal equivalent circuit and elements values extraction method have very high accuracy.
A Watt-level Broadband Power Amplifier in GaAs HBT Process

A fully integrated Watt-level broadband power amplifier for 6.0~7.1 GHz applications in a 2-μm GaAs HBT technology is presented in this paper. The power amplifier is implemented using paralleled sixteen transistors as main amplifier, to obtain high output power. In order to increase the bandwidth of the PA, two L-networks are adopted as the output matching network, and T-type matching network is used as input matching network. The broadband power amplifier has a small-signal gain of > 12 dB at 6.6 GHz, and saturation output power of 29.5~31.4 dBm (0.89~1.38 W) at 6.0~7.1 GHz with a maximum power added efficiency of 41.6% at 6.5 GHz. The power amplifier occupies 1.26 ㎟ (including pads).

Background : Post-traumatic massive hemorrhage demands immediately available first-aid supplies with reduced operation time and good surgical compliance. In-situ crosslinking gels that are flexibly adapting to the wound shape have a promising potential, but it is still hard to achieve fast gelation, on-demand adhesion, and wide feasibility at the same time. Methods : A white-light crosslinkable natural milk-derived casein hydrogel bioadhesive is presented for the first time. Benefiting from abundant tyrosine residues, casein hydrogel bioadhesive was synthesized by forming di-tyrosine bonds under white light with a ruthenium-based catalyst. We firstly optimized the concentration of proteins and initiators to achieve faster gelation and higher mechanical strength. Then, we examined the degradation, cytotoxicity, tissue adhesion, hemostasis, and wound healing ability of the casein hydrogels to study their potential to be used as bioadhesives. Result : Rapid gelation of casein hydrogel is initiated with an outdoor flashlight, a cellphone flashlight, or an endoscopy lamp, which facilitates its usage during first-aid and minimally invasive operations. The rapid gelation enables 3D printing of the casein hydrogel and excellent hemostasis even during liver hemorrhage due to section injury. The covalent binding between casein and tissue enables robust adhesion which can withstand more than 180 mmHg blood pressure. Moreover, the casein-based hydrogel can facilitate post-traumatic wound healing caused by trauma due to its biocompatibility. Conclusion : Casein-based bioadhesives developed in this study pave a way for broad and practical application in emergency wound management.
Hydrogen Peroxide produced by Two Amino Acid Oxidases Mediates Antibacterial Actions

The antibacterial actions of two amino acid oxidases, a D-amino acid oxidase from hog kidney and a L-amino acid oxidase from the venom of Agkistrodon halys, were investigated, demonstrating that both enzymes were able to inhibit the growth of both Gram-positive and Gram-negative bacteria, and that hydrogen peroxide, a product of their enzymatic reactions, was the antibacterial factor. However, hydrogen peroxide generated in the enzymatic reactions was not sufficient to explain the degree to which bacterial growth was inhibited. A fluorescence labeling assay showed that both of these two enzymes could bind to the surfaces of bacteria. To the best of our knowledge, this is the first report regarding the antibacterial activity of the D-amino acid oxidases.
