        마이크로 패턴 구조를 이용한 플립칩 패키지 BGA의 최적 열설계

        소형화, 박형화 및 집적화의 경향에 따라 FCBGA가 휴대폰과 같은 전자제품에 활발히 사용되고 있다. 그러나, 플립칩은 전기적 저항에 의한 열이 필연적으로 발생하며, 발생된 열은 패키지의 소형화에 따라 열의 분산 면적 감소로 인하여 발열의 증가가 나타나게 된다. 발열은 온도와 응력에 민감하게 반응하는 소자의 수명을 저해하고, 시스템에 있어 고장의 발생을 가져올 수 있다. 따라서 본 논문에서는 플립칩의 발열문제를 해결하기 위하여 Comsol 3.5a의 heat transfer module을 이용하여 FCBGA의 발열 특성을 정량적으로 분석하였다. 그리고 열 문제를 해결하기 위하여 시뮬레이션을 통한 새로운 마이크로 구조가 부착된 플립칩을 제안하였다. 또한 마이크로 패턴 구조의 형상, 높이, 간격에 대한 열 소산을 분석함으로써, 기존 플립칩에 비하여 열소산 특성이 18% 향상됨을 확인하였다. According to the trends of electronic package to be smaller, thinner and more integrative, Flip Chip Ball Grid Array (FCBGA) become more used for mobile phone. However, the flip chip necessarily generate the heat by the electrical resistance and generated heat is increased due to reduced distribution area of the heat in accordance with the miniaturization trend of the package. Thermal issues can result in problems of devices that are sensitive to temperature and stress. Then the heat can generate problems to the system. In this paper, in order to improve the thermal issues of FCBGA, thermal characteristics of FCBGA was analyzed qualitatively by using the general heat transfer module of Comsol 3.5a and In order to solve thermal issues, flip chip with new micro structure is proposed by the simulation. and also by comparing existing model and analyzing variables such as pitch, height of the pattern and shape of the heat spreader, the improvement of heat dissipation characteristics about 18% was confirmed.

        IMC의 영향에 따른 Flip-Chip Bump Layer의 열변형 해석

        최근 전자 제품의 소형화, 박형화 및 집적화에 따라 칩과 기판을 연결하는 범프의 미세화가 요구되고 있다. 그러나 범프의 미세화는 직경 감소와 UBM의 단면적 감소로 인하여 전류 밀도를 증가시켜 전기적 단락을 야기할 수 있다. 특히 범프에서 형성되는 금속간화합물과 KV의 형성은 전기적 및 기계적 특성에 큰 영향을 줄 수 있다. 따라서 본 논문에서는 유한요소해석을 이용하여 플립칩 범프의 열변형을 분석하였다. 우선 TCT의 온도조건을 통하여 플립칩 패키지의 열변형 특성을 분석한 결과, 범프의 열 변형이 시스템의 구동에 큰 영향을 미칠 수 있음을 확인하였다. 그리고 범프의 열변형 특성에 큰 영향을 미칠 것을 생각되는 IMC층의 두께와 범프의 직경을 변수로 선정하여 온도변화, 열응력 및 열변형에 대한 해석을 수행하였으며, 이를 통하여 IMC층이 범프에 영향을 미치는 원인에 대한 분석을 수행하였다. Recently, by the trends of electronic package to be smaller, thinner and more integrative, fine bump is required. but It can result in the electrical short by reduced cross-section of UBM and diameter of bump. Especially, the formation of IMCs and KV can have a significant affects about electrical and mechanical properties. In this paper, we analyzed the thermal deformation of flip-chip bump by using FEM. Through Thermal Cycling Test (TCT) of flip-chip package, We analyzed the properties of the thermal deformation. and We confirmed that the thermal deformation of the bump can have a significant impact on the driving system. So we selected IMCs thickness and bump diameter as variable which is expected to have implications for characteristics of thermal deformation. and we performed analysis of temperature, thermal stress and thermal deformation. Then we investigated the cause of the IMC's effects.

      • 보건소 방문간호사의 노인 약물교육 수행도와 중요도 인식

        Purpose: This study investigated the performance of visiting nurses employed in public health centers in providing information about medications among elderly. Methods:The subjects included were visiting nurses working in public health centers located in Daegu, Gyungbuk, and Gyungnam regions. Data collection was done by distributing 215 questionnaires via mail from March 29 to April 18 in 2010. There were 173 questionnaires collated and SPSS WIN 15.0 was utilized for data analysis. Result:The conduct of the study revealed that visiting nurses were providing information about the use of therapeutic drugs from time to time, and the performance of medication education was 2.19 point. The name of the drug, purpose, right time and cautions to consider in taking the medications were the main contents of medication education. The importance of visiting nurse's medication education was 3.15 point, which appeared relatively higher than the performance of drug education. The educational contents in which the importance of drug education was noted to be high were purpose of medication, medication time, side effects of medication, and cautions in taking medicine. Conclusion:The results of this study will provide the basis for developing standardized educational materials about medications. It would also serve as basis for formulation of programs suitable for the elders at home in order to increase the performance as well as policies that can strengthen visiting nurses' abilities on medication education for the elderly.

        Jin jie(根結) has been recognized as one of a meridian pathway. If you want to study a defense qi(衛氣) and nutrient qi(營氣)`s nature, function and operation, you could find a relationship of Jin jie(根結) and the defense qi(衛氣). We proposed that, especially, Jin jie(根結) has got a close relationship with a operation of the defense qi(衛氣). The jie(結) of three yang(三陽) located in ears and eyes, that are a starting point of the defense qi(衛氣) operation in the daytime and a one of five sense organs(五官). Gin, Liu, Zou and Ru (根, 溜, 注, 入) of the three yang(三陽) distinguished between the three yang(三陽) in the extremities. and in the symptoms of a disease of the three yang(三陽) on the bolt - leaf - hanges(關闔樞) theory, Greater yang(太陽) is related to the skin and flesh, Yang brightness(陽明) is related to the flesh and Lesser yang(少陽) is related to the muscle or bone. These skin, flesh, muscle and bone belonged to the five bodies(五體). The five bodies(五體) have relationship with the defense qi(衛氣)`s operation and function part. The jie(結) of three yin(三陰) located in neck, chest and abdomen. If we could catched the concepts on the jie(結) of three yin(三陰) and The Gin, Liu, Zou, Ru and jie(根, 溜, 注, 入, 結) position of three yang(三陽) altogether, we could suggested the theory of the entire area completed in the surface of body. so the defense qi(衛氣)`s protecting function of the whole body surface is achieved. In the symptoms of a disease of the three yin(三陰)`s the bolt - leaf - hanges(關闔樞) theory, greater yin(太陰) and reverting yin(厥陰)`s symptoms indicates the defense qi(衛氣)`s main action of a chest and abdomen. And lesser yin(少陰)` symptoms is about a vessle, that is not to mention on the five bodies(五體) of the three yang(三陽)`s symptoms, so here is mentioned the relationship of the defense qi(衛氣) and the five bodies(五體) strengthened. In the Jin jie chapter(根結編) of Lin Shu(靈樞), as the meridians of the foot (足經) was described, except the meridians of the hand(手經), it is reasonable to infer that the defense qi (衛氣) is relevant to the meridians of the foot(足經) than the meridians of the hand(手經).

        공업계열 고등학교 교사의 학습을 위한 평가실제와 학교의 학업낙관성과의 관계: 교사의 평가자율성, 평가효능감 및 평가태도의 매개효과

        최근 발표된 2015 개정 교육과정에서는 학습의 과정을 강조하는 과정중심 평가 방안이 제안되었고, 적정화된 학습내용을 질 높은 수업으로 구현할 수 있도록 교수 학습 및 평가 방법개선을 위한 교사의 평가역량이 강조되고 있다. 이에 본 연구에서는 공업계열 고등학교 교사의 교수-학습과 연계된 평가 활동에 주목하여 교사의 내·외적요인이 학습을 위한 평가실제에 미치는 영향력을 탐색하였다. 먼저 교사 외적요인으로는 학교의 학업 낙관성, 교사 내적 요인으로는 교사의 평가태도, 평가효능감 및 평가자율성을 가정하였다. 연구 대상은 공업계열 공립 마이스터고와 특성화고 12개에 재직 중인 240명의 교사이었다. 분석결과, 첫째, 학교의 학업낙관성은 학습을 위한 평가실제에 정적인 직접효과를 나타냈고, 또한 교사의 내적요인인 평가자율성, 평가효능감 및 평가자율성을 매개로한 간접효과 역시 유의하게 나타났다. 둘째, 학교의 학업 낙관성과 학습을 위한 평가실제의 관계에서 평가자율성은 평가태도와 평가효능감에 선행하는 이중 매개효과를 나타났다. 마지막으로 본 연구의 의의 및 제한점, 추후 연구를 위한 제언을 추가하였다. The purpose of this study was to analyze the relationships among Assessment for Learning(AFL) and teachers' internal and external factors in industrial high school settings. The subjects of study were 240 teachers of 12 industrial high schools located in K Metropolitan City. A structural equation modelling was applied. The results are as follows. First, the academic optimism of schools regarded as teachers' external variables had statistically significant direct effects on AFL, assessment attitude, assessment autonomy and assessment efficacy. Second, teachers' assessment attitude and assessment efficacy statistically significantly mediated the relationship between academic optimism of schools and assessment for learning, and also had direct effects on assessment for learning. Third, assessment autonomy had statistically significant direct effects on teachers' assessment attitude and efficacy. These teachers' internal variables serially mediated the relationship between school's academic optimism and AFL. This implied the importance of teachers' assessment autonomy in the classroom assessment. Fourth, about 52.9% of the total variance of AFL was explained by the structural model designed by this study that both teachers' internal and external variables played important roles in determining teachers' AFL practice. Finally, the results were discussed about the necessity of improving classroom environments to focus on teachers' assessment for learning practice in industrial high schools.

        조합형 소음기를 이용한 박용 디젤 엔진 배기 소음 제어

        Low frequency exhaust noise of marine diesel engine is one of the most important noise sources in vessels. However, conventional absorptive silencers are ineffective to control exhaust noise because of low absorption in the low frequency range. In the paper, exhaust noise control of marine diesel engine was studied by using the hybrid silencer, which was composed of virtually divided array of concentric hole-cavity resonators and conventional absorptive silencer. A series of tests including field tests were performed to investigate the acoustic performance of the hybrid silencer. Consequently, its high performance of 5${\sim}$10 dB noise reduction in the low frequency range was confirmed and it is expected to be very helpful in reducing the exhaust noise of marine diesel engine.

        건설장비 캐빈 저소음화를 위한 시험적 연구

        In this paper, the experimental study on the identification of noise sources and noise transmission paths was carried out for the cabin noise control of construction equipment. In order to investigate noise and vibration characteristics of cabin structure, sound absorption, transmission, and radiation tests were performed using cabin assembly models. The noise/vibration source levels were obtained from the real cabins of wheel loader and excavator. Using transfer functions of cabins and real cabins' source data, cabin noise was decomposed into airborne and structureborne noise transmissions. Finally noise sources and major transmission paths were successfully identified for wheel loader and excavator's cabins.
