      • PD-실리사이드의 SBH에 관한 연구

        Formation of the palladium silicides was performed by the rapid thermal annealing using quartz halogen tungsten lamps. The Schottky barrier heights of palladium silicides on both n-type (100) and (111) oriented Si wafers have been measured in the temperature range 100-300 K with wse of a current-voltage technique. Silicide formation was monitored by glancing-angle X-ray diffraction and AES. The balues of the barrier heights are 0.32-0.74 eV for Si(111) and 0.34-0.75 eV for Si(100) at temperature in the range 100-300 K. The barrier heights depend primarily on the metal deposited and not on the particular silicide phase.

        the confluent learning program makes the student have the thought that science is easy, intersting and something to want to do. And it helps that student have more scientific interest and curiosty. Therefore, we try the method of learning that suggest the condition of learning which concentrates on 'motion and energy' and make students use their imagination fully through the imagination play, role play, drawing cartoon, and singing. And we expect that those conditions make students form the idea of energy, have more scientific interest for nature and leaning, and carry the inquiry action with their curiosity. As result, the confluent learning program is proved to grow the student's interest effectinely and to affect their interest, degree of participation, cooperation, continuity for learning and the straight record of learning contents.

      • 초등학생 및 교사를 위한 연모에 관한 코스웨어 개발

        아동들은 많은 변인을 포함하는 실험을 어렵게 생각한다. 그런 실험에서 하나의 대안으로 멀티미디어 학습자료를 들 수 있다. 초등학교 6학년 2학기에 배우는 단원 6 편리한 도구도 멀티미디어 학습 자료를 투입할 수 있다고 본다. 따라서 본 단원에 본인이 개발한 멀티미디어 학습 자료를 투입해본 결과 기대한 만큼의 효과가 있음을 알 수 있었다. When children have a difficulty in doing experiments involving several factors (variability or variables), a computer simulation experiment is considered as a breakthrough. As to convenient tools discussed in chapter (lesson) 6 of elementary school science during the second semester in sixth grade, I found a significant difference in students learning fulfillment after designing and using a courseware that guides this chapter efficiently. Therefore, the computer simulation experiment will be widely applicable in class or for individual study if it is produced and supplied to schools in order for students to do virtual experiments closer to the reality.

      • Pd/Si 계면에서의 Silicide의 형성기구

        Extensive studies have been carried out on the physical properties of silicides, such as phase identification, formation thickness, electrical properties, and electronic structure. In this study the formation, thickness electronic structure of the Si valence band of the palladium silicides forced at the Pd/Si (111) interfaces has investigated by AES These results support that the formation kinetics is explained by the interstitial defect model for the Pd/Si system. Particularly, at more elevated temperature(300℃) Since the d states of the Pd interact strongly with the p states of the Si in the silicide, the resulting p-d hybrid complex is composed of Pd d states lying almost entirely below the Fermi energy(??) and the Si L₂,₃VV tracsition reflects the partial density of states (PDOS) of lthe Pd₂Si. The electrical structure of Pd₂Si investigated by the line shape of the Si L₂,₃VV Auger spectrum showed that the main chemical bondings in SiL₂,₃VV are bonding and antibonding of Si-p and Pd-d orbitals.

        The courseware about balancing was developed for CAI programme with the following features. 1. The type of this programme is a mixed type of tutorial and drill-practice of courseware. 2. Korean Authoring System (HanOl vesion 3.0) was used for devlopment. 3. The experiment seciton in this courseware has motion picutes. 4. The use of sound reading of text reduce the user reading time. 5. Only one funciton was developed for various motion with symmetry of origin point.

      • Ti/Si의 界面形成 機構에 관한 硏究

        The titanium silicide were prepared by annealing thin film deposited onto single crystal Si(111) surface by electron beam evaporation. X-ray diffraction was used to determine the phases of the silicide and Auger electron spectroscopy was used to study the Ti/Si interface. From the X-ray diffraction spectra the phases of the titanium silicides had been changed from Ti5Si₄to TiSi and then TiSi₂by increasing the annealing temperature. From AES analysis the titanium silicide was thought to be formed by diffusion at the interface.

        연청동주물의 (鉛靑銅鑄物) 조직에 미치는 용해 및 주입조건의 영향에 관한 연구

        The effects of melting and casting conditions on cast structures of Cu-Sn-Pb alloys were studied. Specimens were prepared at different pouring temperatures of 1100℃ to 1260℃ with use of various kind of molds, green sand mold, CO₂sand mold, shell mold, furan sand mold and metallic mold. (1) The transition of equiaxed to columnar structure greatly influenced by adding elements and mold binders. (2) The change of equiaxed structure according to pouring temperatures were expressed by separation theory. Lower pouring temperature and rapid cooling rate increase hardness and it`s further increase was shown in the region of columnar structure. (3) Proper controls of pouring temperature, cooling rate and mold binder were important factors to improve wear properties of Cu-Sn-Pb alloys castings.

      • RTA방법에 의한 Pd- 실리사이드의 쇼트키 장벽 높이에 관한 연구

        본 연구에서는 RTA방법에 의하여 Pd-Si계에서 우수한 Pd-Si가 형성됨을 확인하였으며 grain의 크기는 약150~200??으로 나타났다. AES스펙럼인 분석에 의하여 Ar 이온으로 sputtering하면서 얻은 Pd와 Si의 조성비는 41.5%와 58.5%로써 Pd- 실리사이드 상이 PdSi상에 거의 비슷함을 알 수 있었으며, 91eV에서 나타난 line shape는 미시구조를 나타내는 PdSi의 특성 피이크임을 보였다. 100~300K의 온도 영역에서 측정한 전류-전압특성곡선으로부터 SBH값은 0.32~0.75eV로 온도가 증가함에 따라 직선적으로 증하하였고 ideality factor n은 일반적인 값 1~2에 만족하였으며 고온영역에서는 거의 1에 근접함을 Tu 등이 실험한 값과 거의 일치됨을 보였다(Herman 1983, Tu, 1981) Si(111)면에서는 100~150K온도범위, Si(100)면에서는 100~200K 온도범위에서는 재결합 생성중심에 의한 전류흐름을 보여 열처리시 defect를 제거하는데 충분하지 못한다는 것을 알 수가 있었다. 다라서 RTA방법에 의한 실리사이드 형성시 실리콘 표면 영역에서 발생한는 defect를 제거하는 방법만 보완시키면 PdSi접촉을 이용하는 어떤 바이폴라 집적회로의 응용에도 가능하며 RTA는 장시간 열처리를 수반하는 전기로 열처리 방법보다 더 간편하고, 소자의 다른 특성을 변화시키지 않으므로 전이금속 실리사이드 형성에 우수한 장치로 평가된다.
