        Effects of Channel Electron In-Plane Velocity on the Capacitance-Voltage Curve of MOS Devices

        The coupling between the transverse and longitudinal components of the channel electron motion in NMOS devices leads to a reduction in the barrier height. Therefore, this study theoretically investigates the effects of the in-plane velocity of channel electrons on the capacitance-voltage characteristics of nano NMOS devices under inversion bias. Numerical calculation via a self-consistent solution to the coupled Schrödinger equation and Poisson equation is used in the investigation. The results demonstrate that such a coupling largely affects capacitance-voltage characteristic when the in-plane velocity of channel electrons is high. The ballistic transport ensures a high in-plane momentum. It suggests that such a coupling should be considered in the quantum capacitance-voltage modeling in ballistic transport devices.

        Ginsenoside Rg5 overcomes chemotherapeutic multidrug resistance mediated by ABCB1 transporter: in vitro and in vivo study

        Background: Multidrug resistance (MDR) to chemotherapy drugs remains a major challenge in clinical cancer treatment. Here we investigated whether and how ginsenoside Rg5 overcomes the MDR mediated by ABCB1 transporter in vitro and in vivo. Methods: Cytotoxicity and colon formation as well as the intracellular accumulation of ABCB1 substrates were carried out in MDR cancer cells A2780/T and A549/T for evaluating the reversal effects of Rg5. The expressions of ABCB1 and Nrf2/AKT pathway were determined by Western blotting. An A549/T cell xenograft model was established to investigate the MDR reversal activity of Rg5 in vivo. Results: Rg5 significantly reversed ABCB1-mediated MDR by increasing the intracellular accumulation of ABCB1 substrates without altering protein expression of ABCB1. Moreover, Rg5 activated ABCB1 ATPase and reduced verapamil-stimulated ATPase activity, suggesting a high affinity of Rg5 to ABCB1 binding site which was further demonstrated by molecular docking analysis. In addition, co-treatment of Rg5 and docetaxel (TXT) suppressed the expression of Nrf2 and phosphorylation of AKT, indicating that sensitizing effect of Rg5 associated with AKT/Nrf2 pathway. In nude mice bearing A549/T tumor, Rg5 and TXT treatment significantly suppressed the growth of drug-resistant tumors without increase in toxicity when compared to TXT given alone at same dose. Conclusion: Therefore, combination therapy of Rg5 and chemotherapy drugs is a strategy for the adjuvant chemotherapy, which encourages further pharmacokinetic and clinical studies.

        The purpose of this paper is to clarify analytically the relation between the characteristics and the pricing of the products of individual manufacturers, so we can offer beneficial information for designing and developing products. Light trucks of 1 ton to 4 ton have been taken up as examples. We carried out analyses based on the information on the evaluations of the functional characteristics by surveying the specifications obtained from light truck catalogues.

        Hierarchical Colored Petri Nets Based Components for Workflow Systems

        Workflow systems have benefited the enterprise and customer in many aspects. But with the increasing complexity of the system, workflow design becomes a complicated and time-consuming process. In this paper, we model the system based on the Hierarchical Colored Petri Nets (HCPN) to avoid the complexity of the system, and the super nets of the model are abstracted as independent components to increase the flexibility, acceptability and maintainability of the system. Another important characteristic of this model is its convenience for reuse and workflow mining. The development process of the overhead traveling crane was given to demonstrate the proposed method.

        Effect of Waste Tire Rubber Particles on Concrete Abrasion Resistance Under High-Speed Water Flow

        Rubberized concrete is an environmentally friendly building material that mixes rubber particles from old automobile tires into normal concrete in place of fine aggregate. The addition of rubber particles can improve the abrasion resistance of normal concrete observably. It has a good application prospect in hydraulic engineering, especially in the concrete building parts with high abrasion resistance. However, there are few experimental studies on the abrasion resistance of rubberized concrete, and the influence law and mechanism of rubber particles on the abrasion resistance of concrete are not understood. In this paper, the abrasion resistance of rubberized concrete is studied using the underwater-steel-ball method. The results show that rubber particles increase the slump of concrete mixtures. The abrasion resistance of rubberized concrete increases significantly with increasing rubber particle content, whereas the compressive strength decreases linearly. For the same rubber particle size and content, the abrasion resistance of rubberized concrete positively correlates with compressive strength and larger rubber particles significantly improve the abrasion resistance. Rubber particle content is the factor that most strongly affects abrasion resistance of rubberized concrete, followed by the compressive strength. Rubber particle pretreatment methods of NaOH + KH570 can significantly improve the abrasion resistance of rubberized concrete.

        Mixing of initially stratified miscible fluids in an eccentric stirred tank: Detached eddy simulation and volume of fluid study

        Mixing of two stratified miscible fluids in an eccentric stirred tank agitated by a four pitched-blade turbine was studied by using the detached eddy simulation (DES) model and volume of fluid (VOF) method. The fluids were operated in the transitional and mildly turbulent flow regimes. Interfaces between the two miscible fluids during the mixing processes were captured and mixing times were computed. Effects of the Richardson number and eccentricity on the mixing times were quantificationally analyzed. Results show that the spatial and temporal variations of volume fractions of the fluids can be well captured by the method presented in this study. Mixing time increases with the increase of Richardson number. Effect of eccentricity on mixing time depends on Richardson number and the eccentric agitation scheme is not advisable to use to blend the low-viscosity miscible fluids starting from a stratified state, especially for lower Richardson values.

        Turbulent flow and mixing performance of a novel six-blade grid disc impeller

        A novel six-blade grid disc impeller (RT-G) was designed and the single-phase turbulent flow and mixing in a baffled stirred tank agitated by this impeller were numerically studied by detached eddy simulation (DES) model. For comparison, a standard Rushton impeller (RT) with the same dimension was also investigated. The numerical results were compared with the reported experimental data and good agreements were obtained. Comparisons of the mean velocity, turbulent kinetic energy, power consumption and mixing time of RT and RT-G were performed. Results show that, for the tank stirred with RT-G, the velocity components can be increased in comparison with RT when the same power is consumed. The increase of the turbulent kinetic energy is about 20-30%. Besides, the mixing time for the tank stirred with RT-G is about 11% shorter than that of RT stirred tank operated at the same condition.

        Impact of Energy Relaxation of Channel Electrons on Drain- Induced Barrier Lowering in Nano-Scale Si-Based MOSFETs

        Drain-induced barrier lowering (DIBL) is one of the main parameters employed to indicate the short-channel effect for nano metal-oxide semiconductor field-effect transistors (MOSFETs). We propose a new physical model of the DIBL effect under two-dimensional approximations based on the energy-conservation equation for channel electrons in FETs, which is different from the former field-penetration model. The DIBL is caused by lowering of the effective potential barrier height seen by the channel electrons because a lateral channel electric field results in an increase in the average kinetic energy of the channel electrons. The channel length, temperature, and doping concentration-dependent DIBL effects predicted by the proposed physical model agree well with the experimental data and simulation results reported in Nature and other journals.

      • Risk Structure Analysis for Cost of Capital : A Demonstrative Study using Financial Indices

        Economic value added (EVA) is introduced on two levels: as index for evaluation of corporation and as index for evaluation of business unit. In the latter case, application of one and the same cost of capital to all business units of a business corporation may be possible, but it is a fundamental policy for EVA to apply different cost of capital to business units with different risks. Estimate of cost of capital of business units is a problem to be resolved. The author, focusing on the question of the estimate of cost of capital of business units, has conducted a demonstrative study on risk structure of cost of capital estimates by using financial indices of Japanese manufacturers (37 automotive industries, 141 electrical and electronic machinery industries, 63 food processing industries, 98 chemical industries, 125 general machinery industries) for a period of 5 years from 1995 to 1999. The author presumes that $\beta$ is explained by a regression formula ${\beta}=B_0+{\Sigma}B_iY_i+{\alpha}$ ($Y_i$: financial indices) and selects 40 explanatory variables from financial statements as risk components. Using their financial indices, the author concludes through a series of statistical analyses that there is a good likelihood of estimating cost of capital for Japanese industries and is convinced that it will lead to more reliable and practical results by assigning averages and variances to 40 primary financial indices for a period of 3 to 5 years selected in this demonstrative study.
