      • Type2 SL InAs/GaSb nBp 적외선 검출기의 전기-광학적 성능모델링

        Type 2 Superlattice (T2SL) InAs/GaSb nBp 적외선 검출 소자의 전기-광학적 성능을 모델링하고 이를 활용하여 그 광 성능을 모사하는 일련의 과정을 수행하였다. InAs/GaSb T2SL를 이용하여 nBp 구조를 갖는 적외선 검출 소자를 설계하고, 이를 활용하여 전기-광학적인 성능을 모델링하고 모델링 결과를 이용하여 적외선 검출기의 최종 성능을 추정하고자 하였다. 성능 모델링에서는 nBp 적외선 검출소자에 대하여 반도체 방정식을 적용하여 소자의 특성을 예측하고 바이어스를 인가한 정상상태의 모사로부터 암전류와 광전류를 구하였다. 또한 광학적 성능 모델링에서는 T2SL의 적외선 흡수계수와 광 흡수에 의한 운반자 생성을 모델링하여 성능 모사하는데 사용할 수 있도록 하였다. 이 결과로부터 nBp 적외선 검출소자의 성능은 암전류가 ~10-8 A/cm2, 파장에 따른 양자효율이 30-50%, 반응도 1.5 A/W, 정규화된 탐지도가 ~1011 Jones로 되는 결과를 얻을 수 있었다. 이 결과로부터 T2SL nBp 적외선 검출기의 모델링과 모사시험이 원하는 바 대로 가능함을 알 수 있다. Electro-optical performance of Type 2 Superlattice (T2SL) nBp Infrared (IR) detector is modeled and a series of processes for simulating the optical performance of the device are shown. An infrared detection device having an nBp structure was designed using InAs/GaSb T2SL, and electro-optical performance was modeled by using it, and the final performance of the infrared detector was estimated using the modeling results. In the performance modeling, the semiconductor equation was applied to the nBp infrared detector to predict the device characteristics, and the dark current and photocurrent were obtained from the simulation of the steady state on the device to which a bias was applied. In the optical performance modeling, the infrared absorption coefficient of T2SL and the generation of carriers by photon absorption were modeled so that it could be used to simulate the performance. From this study, the performance of the T2SL nBp detector reveals as follows; dark current density of ~10-8 A/cm2, spectral quantum efficiency of 30-50%, responsivity of 1.5 A/W and normalized detectivity of ~1011 Jones. From these results, it can be seen that the modeling and simulation of T2SL InAs/GaSb IR detector may be performed correctly with the model as required.

        섬광에 의하여 사람 눈에 입사되는 광 에너지

        Since a flash light produces enormous amount of photon energy in short time, not only electro-optic and infrared(EO/IR) systems utilized for Intelligence Surveillance Target Acquisition and reconnaissance(ISTAR) activities but also the people of a combat field can be severely influenced by a high flash light bursting in front of them. The people who bumped into a flash could not escape such enormous amount of photon energy, resulting in being blind temporarily or even permanently. In order to investigate the effect of a high flash source on a human eye, it is essential to know how much photon energy be incident into an eye from the flash source. In this paper, the model of irradiated photon energy to individuals from some flashes is proposed. The proposed irradiated photon energy per unit area of retina is based on taking the situation to be modeled as a simple EO system in front of a flash light. The validity of proposed model was proved by the application of the model to human on the surface of the earth with the well known light source, the Sun. The model of this study can be utilized to simulate the retinal intensity and energy of a flash for various conditions such as the illumination levels, the distance from a flash busting site, luminous intensity and time of a flash.

        KI-180과 KI-188 칼슘조성물이 어린쥐의 성장발육에 미치는 영향

        본 연구에서는 KI-188 칼슘과 KI-180 조성물이 성장발육에 미치는 효과를 조사하였다. 시험기간중 KI-188 칼슘과 KI-180 식이군이 대조군 보다 성장률과 평균 식이섭취량은 증가하였다. 체장은 KI-188 칼슘과 KI-180 식이군이 대조군에 비해 평균 3.55 mm 더 길었고, 등뼈길이는 KI-180 식이군이 대조군 보다 통계적인 차이는 없었지만 0.5 mm 더 길었다. 대퇴골 무게는 KI-188 칼슘과 KI-180 식이군이 대조군에 비해 통계적으로 무거웠으며, 대퇴골길이는 대조군에 비해 각각 평균 0.89, 1.09 mm 더 길었다. 혈당, 총콜레스테롤 및 중성지방 농도는 차이가 없었고, 칼슘농도는 KI-188 칼슘과 KI-180 식이군 보다 대조군이 유의하게 높았다. 백혈구와 혈소판수는 차이가 없었고, 적혈구, 혈색소 및 헤마토크릿치는 대조군이 KI-188 칼슘과 KI-180 식이군 보다 통계적으로 높았다. ALP활성은 KI-180 식이군이 대조군 보다 통계적으로 높았고, osteocalcin농도는 KI-188 칼슘과 KI-180 식이군이 대조군에 비해 통계적으로 유의하게 높았다. 혈청 testosterone 농도는 KI-188 칼슘과 KI-180 식이군과 대조군 간에 차이가 없었다. IGF-1과 IGFBP-3 농도는 KI-180 조성물이 대조군 보다 각각 20%, 11% 정도 유의하게 더 높았다. 이상의 결과를 검토할 때 KI-188 칼슘과 KI-180 조성물은 어린쥐의 성장과 골격의 발달을 촉진시키고, 성장호르몬의 분비능을 양적으로 유도하여 전반적인 성장발육에 유효한 작용이 있는 것으로 사료된다. Herbs have active components that promote the growth rate of both animals and human. The KI-180 and KI-188 calcium food formulae contain Acanthopanacis cortex, Bombysis corpus and hoelen, seaweed calcium, chlorella extract, spirulina, colostrum powder, and other natural and functional components. We evaluated the growth-promoting effects of these formulae by analyzing the weight, femur and backbone, alkaline phosphatase, osteocalcin, testosterone, insulin-like growth factor (IGF)-1, and IGF binding protein-3 (IGFBP-3) of growing rats. Growing rats administered with KI-180 and KI-188 calcium showed the increase of body weight, body length, and femur weight and length of growing rats. In addition, administration of KI-180 and KI-188 calcium increased the alkaline phosphatase activity, the levels of osteocalcin and the growth hormones IGF-1 and IGFBP-3 of growing rats. The impact of KI-180 and KI-188 calcium on the physical development of growing rats suggests that the incorporation of these food formulae in the diets of growing children may promote the physical development.

        마이크로 볼로미터 초점면 배열에서 전기-열적 피드백 현상이 신호에 미치는 영향

        In this paper, the analytical models for the electrothermal feedback of a μ-bolometer focal plane array(FPA) are proposed and applied to the conceptually designed FPA to investigate the electrothermal feedback effect on bolometer FPA signal. The temperature and resistance change of the μ-bolometer by the electrothermal feedback(ETF) model are increased upto 20 and 35.7 % of those of no feedback case, respectively, while those by the effective thermal conductance(ETC) model increased 8.5 and 15.1 %. The integration current and output voltage of a CTIA used as an column amplifier of FPA are also increased upto 41.6 and 32.4 % by the ETF model, while increased upto 17.2 and 13.5 % by the ETC model. The proposed models give more accurate temperature change, accordingly larger signal than no feedback considering case. Electrothermal feedback effect should be considered to design a high performance and high density μ-bolometer FPA. The proposed models are very useful to investigate the transient thermal analysis, also considered to be useful to predict the responsivity and dynamic range of μ-bolometer FPAs.

        전송선 이론에 의한 적외선 흡수 구조체의 흡수율 모의시험

        In this paper, the modeling and simulation of infrared absorption in an infrared absorbing structure with the cascaded transmission line model were carried out. Each layer in the infrared absorbing structure can be modeled as a characteristic impedance of the cascaded transmission line model. The simulation results show that the cavity thickness to get a maximum absorption should be less than a quarter wavelength, which is somewhat different from prevalent thickness. It can be assured that the sheet resistance of an absorbing layer to get a maximum absorption is 377Ω/□, that the thickness of the absorbing layer dose not affect the spectral characteristics of absorption. It is also shown that the thickness of the active layer is not critical to the IR absorption. It can also be assured that the validation of this modeling is proved in comparison with the previous results from similar absorbing structures.

        To investigate the hemodynamic and hemorheological features related to circulatory diseases, in-vitro experiments were carried out using Micro-Particle Image Velocimetry (μ-PIV) technique. Numerical simulations using a commercial CFD code were also performed to compare with experimental results. Five different non-Newtonian blood models and a Newtonian water model were adopted to predict apparent viscosity. The in-vitro model was made of 2-D PDMS channel based on the clinical angiogram of Right Coronary Artery (RCA) from the patient with stenotic lesion. The hemodynamic and hemorheologic behaviors in the control volume near the stenotic lesion were evaluated by velocity profiles.

        자기정렬 구조를 갖는 VGA급 볼로미터의 성능 모델링

        The performance modeling of a 25㎛ pitch VGA μ-bolometer with the self-aligned thermal resistor structure is carried out. The self-aligned thermal resistor can be utilized for the maximizing the thermal resistance and the fill factor of a bolometer, so the performance improvement can be expected. From the results of the performance modeling of the micro-bolometer with self-align thermal resistor for a 25㎛ pitch 640x480 microbolometer designed with 0.6 ㎛ minimum feature size, the drastic improvements of NETD from 38.7 mK to 19.1 mK, responsivity of 1.9 times are expected with a self aligned thermal resistor structure. The main reason for the performance improvements with a self-aligned thermal resistor structure comes from the increasement of the thermal resistance.

        TCO/p/i/n 구조의 비정질 실리콘 박막 태양전지의 제작에 있어서 TCO계면과 p층사이의 이종접합에서의 큰 밴드갭 차이는 p층으로부터의 정공 재결합을 통하여 효율 저하의 원인이 된다. 이러한 재결합은 넓은 밴드갭을 가진 물질을 완충층으로 삽입함으로써 개선되어 질 수 있다. 본 논문에서는 비정질 실리콘 보다 넓은 광학적 밴드갭을 가지는 a-SiOx 박막을 완충층으로 사용하여 TCO/P 계면에서의 재결합 감소에 대한 시뮬레이션을 수행하였다. a-SiOX 박막 내에 포함된 산소의 양에 따라 밴드갭을 조절하여 1.8eV~2.0eV 사이의 완충층을 삽입하여 박막태양전지의 개방전압, 단락전류, 효율 등에 끼치는 영향을 ASA 시뮬레이션을 통하여 알아보았다.

        CTIA 바이어스 상쇄회로를 갖는 초점면 배열에서 마이크로 볼로미터의 온도변화 해석

        In this paper, we study the temperature change of a μ-bolometer focal plane array with a capacitive transimpedance amplifier bias cancellation circuit. Thermal analysis is essential to understand the performance of a μ-bolometer focal plane array, and to improve the temperature stability of a focal plane array characteristics. In this study, the thermal analyses of a μ-bolometer and its two reference detectors are carried out as a function of time. The analyses are done with the 30㎛ pitch 320x240 focal plane array operating of 60 ㎐ frame rate and having a columnwise readout. From the results, the temperature increase of a μ-bolometer in FPA by an incident IR is estimated as 0.689 ℃, while the temperature increase by a pulsed bias as 7.1 ℃, which is about 10 times larger than by IR. The temperature increase of a reference detector by a train of bias pulses may be increased much higher than that of an active μ-bolometer. The suppression of temperature increase in a reference bolometer can be done by increasing the thermal conductivity of the reference bolometer, in which the selection of thermal conductivity also determines the range of CTIA output voltage.
