Al/n-Si Schottky Diode의 電氣的 特性

Schottky diodes have been fabricated on n-type silicon with aluminum and the thickness of the aluminum film is approximately 2,000Å. For electrical characterization of the devices, diode current-voltage characteristics were measured at various temperatures between 253 and 303°K, and capacitance versus voltage measurements were crried out at room temperature (290°K). The values of barrier height measured from the capacitance-voltage equal to 0.6595eV in good agreement with those deduced from current-voltage characteristics. The donor density, the width of the depletion layer, and image force dielectric constant were found to be ?? , 1,800Å, and ?? , and the Fermi level lies 0.300eV above the mid-gap.

Purpose: Epidermal nevi are hamartomas of the skin with multiple clinical variants. Normally, epidermal nevi present at an early age, are found on the head and neck area, and have a female predominance. Only very rarely do epidermal nevi have an adult onset. Most lesions are small and giant Epidermal nevi (> 5 cm at its greatest diameter) are quite rare. Huge verrucous plaque was observed on the scalp of a 70-year-old man. He had been reclusive for a long time, and this problem might have played a crucial role in the development of the giant epidermal nevi. Methods: A punch biopsy and MRI imaging were performed. The huge mass was resected. A local flap and split thickness skin graft was used for reconstruction. Results: The histology examination revealed the characteristic findings of epidermal nevus. Postoperatively,the patient did not suffer from complications or recurrence. Conclusion: A rare case of a huge epidermal nevus on the scalp of an elderly man was treated with a surgical excision. This is the oldest patient reported with an adult onset epidermal nevus in Korea (J Korean Cleft Palate Craniofac Assoc 12: 67, 2011)

Knowing more about the Local Power Density (LPD) at the hottest part of a nuclear reactor core can provide more important information than knowledge of the LPD at any other position. The LPD at the hottest part needs to be estimated accurately in order to prevent the fuel rod from melting in a nuclear reactor. Support Vector Machines (SVMs) have successfully been applied in classification and regression problems. Therefore, in this paper, the power peaking factor, which is defined as the highest LPD to the average power density in a reactor core, was estimated by SVMs which use numerous measured signals of the reactor coolant system. The SVM models were developed by using a training data set and validated by an independent test data set. The SVM models’ uncertainty was analyzed by using 100 sampled training data sets and verification data sets. The prediction intervals were very small, which means that the predicted values were very accurate. The predicted values were then applied to the first fuel cycle of the Yonggwang Nuclear Power Plant Unit 3. The root mean squared error was approximately 0.15%, which is accurate enough for use in LPD monitoring and for core protection that uses LPD estimation.

Objective: Applications to extract medical information from electronic medical records(EMRs) confront some serious obstacles such as spelling errors, ambiguous abbreviations, and unrecognizable words. Those obstacles hinder the process of finding medical entities, relations, and events. We present an efficient EMR refinement system for the purpose of medical information extraction from EMRs, not just for traditional text error correction. Methods: The EMR refinement system has been designed and implemented through following steps: 1) Build domain constrained dictionary database, 2) Correct spelling errors in Korean-English EMR documents, 3) Resolve ambiguous abbreviations in the bilingual documents. The resulting EMR documents are now machine readable and can be applied to various applications including information extraction. Result: Precision rate of the refinement system for spelling error correction is 80.4% and for disambiguating abbreviations/acronyms is 94.7%. Conclusion: We developed an EMR refinement system to correct spelling errors and resolve ambiguous abbreviations as well as unrecognizable words. Our system can enhance the reliability of medical records and contribute to develop further application systems in the field of text mining and information extraction.

MOS structures were prepared on p-type silicon substrates. Thin oxide layers (20-79Å) were grown at 850℃ in dry O₂, followed by an Ar anneal, at the same temperature. The electrical properties of their structures have investigated by C-V measurement, and their structures were explained by Schottky barrier model. The density of surface state charge is found to be negative, and other junction parameters were also determined.

Al-Si MOS capacitor structure has been fabricated on oxidized surface, and the capacitance-voltage characteristics have been investigated at room temperature. In the reverse bias, the calculated values of the capacitance were found to be in a good agreement with the measured values. At large values of surface potential it is evident that total charge within semiconductor consists of the electrons in the inversion region. The density of surface state is estimated as 6.2×10"cm² and found to be positive. This was explained by the effect of interfacial layer.
