This study presents an approach to improve the frequency characteristics of AlGaN/GaN high-electron-mobility transistors (HEMTs) by modifying the passivation layer. Prior to the simulation analysis, simulation and modeling parameters were derived from the measured data of the 0.15㎛ planar-gate HEMT. To ensure the accuracy and reliability of the results, the error rates for the threshold voltage, maximum transconductance, and cut-off frequency were 0.0%, 1.3%, and 1.5%, respectively. For achieving a high breakdown voltage, a high-k dielectric passivation materials were applied between the gate and drain electrodes, effectively redistributing the electric fields. Additionally, to enhance the cut-off frequency, the gate-to-source region was partially etched to reduce gate-to-source capacitance, forming the asymmetric passivation structure.
For comprehensive performance evaluation, Johnson's figure of merit (J-FOM) was used, and thermal resistance was compared to assess the device's stability under high-temperature conditions.
As a result, the employment of Al2O3 dielectric layer led to a 31.5% improvement in J-FOM. In terms of thermal resistance, while the HfO2 dielectric layer showed a 22.7% increase, the Al2O3 dielectric layer exhibited only a 4.4% increase, confirming that high frequency performance and breakdown voltage can be achieved for high temperature operations.
This study provides valuable insights for the design of AlGaN/GaN HEMTs that can operate reliably under high-voltage conditions.
