2차원 전자 기체(two-dimensional electron gas, 2DEG)는 전자–전자 상호작용과 정수 및 분수 양자 홀 효과, 양자점 접촉(quantum point contact), 그리고 위상 양자 컴퓨터의 핵심 구성 요소인 애니온 브레이딩(anyonic braiding)을 포함한 다양한 양자 현상을 연구하기에 매우 우수한 플랫폼을 제공한다. 2DEG는 GaAs 기반 이종접합 구조에서 처음 구현되었으며, 1980년 정수 양자 홀 효과의 발견 이후 그 중요성이 크게 부각되었다. 이후 GaAs 기반 시스템의 발전을 통해 분수 양자 홀 효과, 양자점 접촉, 그리고 애니온 통계의 징후들이 관측되었다. 그러나 고품질 GaAs 기반의 2DEG의 제작은 분자선 에피택시(molecular beam epitaxy, MBE)에 의존하기 때문에 높은 비용과 제한된 접근성이라는 한계를 가진다.
2차원 물질의 등장으로 2DEG 물리 현상을 구현할 수 있는 대안적이고 범용적인 접근법이 제시되었다. 특히 단층 그래핀은 매우 높은 캐리어 이동도를 유지하면서 정수 및 분수 양자 홀 효과를 모두 나타내며, 강상관계 전자 상태를 탐구하기 위한 경제적이고 높은 자유도를 지닌 플랫폼을 제공한다.
본 학위논문에서는 육각 질화붕소(hexagonal boron nitride, hBN)와 결정학적으로 정렬된 그래핀에서 형성되는 그래핀 초격자의 새로운 전자적 특성을 연구하였다. 그래핀과 육각 질화붕소의 상대적인 정렬 각도가 0에 가까워질 경우 모아레 퍼텐셜이 형성되며, 이에 따라 밴드 구조가 재구성되고 밴드 갭이 형성된다. 전자의 밴드 구조가 트위스트 각도에 강하게 의존하기 때문에, 이러한 시스템은 일반적으로 트위스트로닉스(twistronics) 소자로 분류된다. 본 연구에서는 국소 탑 게이트와 전역 바텀 게이트를 동시에 포함하는 hBN-정렬 그래핀 소자에 초점을 맞추며, 이를 통해 국소 영역과 전역 영역의 전하 밀도 및 도핑 종류를 각각 독립적으로 제어하였다.
국소 전기적 게이팅의 효과는 자기장이 없는 조건과 수 테슬라 자기장 조건에서 분석하였다. 자기장이 없는 경우, 전도도의 on/off 비를 통해 hBN-정렬 그래핀의 전계 효과 특성을 연구하였고, 그래핀 초격자를 기반으로 한 전계 효과 트랜지스터의 응용 가능성을 제시하였다. 수 테슬라 수준의 고자기장 하에서는 van Hove 특이점(vHS)을 중심으로 하는 양자 홀 채널의 상호작용 및 평형화 과정을 체계적으로 연구하였으며, 이를 통해 양자 홀 영역에서 새로운 형태의 NP 접합이 형성됨을 규명하였다. 또한 본 학위논문에서는 그래핀–초전도체 접합, 양자점 접촉, 밸리 홀 효과를 포함한 다양한 그래핀 기반 양자 소자에 대한 연구도 함께 제시하였다. 이러한 결과들은 국소 게이트가 적용된 hBN-정렬 그래핀이 다양한 양자 현상을 구현하고 제어할 수 있는 플랫폼임을 보여준다.

A two-dimensional electron gas (2DEG) provides an exceptional platform for investigating electron–electron interactions and a broad range of quantum phenomena, including the integer and fractional quantum Hall effects, quantum point contact, and anyonic braiding, which constitutes a fundamental building block for topological quantum computor. The 2DEG was first realized in GaAs-based heterostructures and gained prominence following the discovery of the integer quantum Hall effect in 1980. Subsequent developments in GaAs-based systems enabled the observation of the fractional quantum Hall effect, quantum point contacts, and signatures of anyonic statistics. However, the fabrication of high-quality GaAs 2DEGs relies on molecular beam epitaxy (MBE), resulting in significant cost and limited accessibility.
The advent of two-dimensional materials has provided an alternative and versatile route to realizing 2DEG physics. In particular, monolayer graphene exhibits both integer and fractional quantum Hall effects with exceptionally high carrier mobility, offering a cost-effective and highly tunable platform for exploring strongly correlated electronic states.
In this thesis, I investigate the emergent electronic properties of graphene superlattices formed by crystallographic alignment with hexagonal boron nitride (hBN). When the relative alignment angle approaches zero, a moiré potential is introduced, leading to reconstructed band structures and the opening of band gaps. Owing to the strong dependence of the electronic band structure on the twist angle, this system is commonly referred to as a twistronic device. I focus on hBN-aligned graphene devices incorporating both local top gates and a global bottom gate, which enable independent control of carrier density and polarity in local and global regions, respectively.
The effects of local electrostatic gating are examined under both zero and finite magnetic fields. At zero magnetic field, the field-effect characteristics of hBN-aligned graphene are analyzed through conductance on/off ratios, demonstrating the feasibility of field-effect transistor operation based on graphene superlattices. Under high magnetic fields of several tesla, the interaction and equilibration of quantum Hall edge channels across van Hove singularities are systematically studied, revealing a novel type of NP junction in the quantum Hall regime. In addition, this thesis presents investigations of other graphene-based quantum devices, including graphene–superconductor junctions, quantum point contacts, and valley Hall systems. Collectively, these results highlight the versatility of locally gated hBN-aligned graphene as a platform for realizing and controlling diverse quantum electronic phenomena.
