    비정질 인듐‑갈륨‑아연 산화물(a‑IGZO) 박막 트랜지스터(TFT)는 준수한 이동도, 매우 낮은 누설 전류, 대면적화 가능 및 저온 공정이 가능하다는 특성 덕분에 차세대 디스플레이, 메모리, 센서 등의 디바이스에 사용되는 핵심 소자로 부상하였다. 이러한 장점을 보다 더 다양한 응용 분야에 적용하기 위해서는, 각 디바이스가 요구하는 성능 지표에 맞게 소자 특성을 최적화할 필요가 있으며, 이 과정에서 밀도 상태(DOS) 추출과 같은 소자 수준(device‑level) 특성 분석 기법이 효과적으로 활용될 수 있다. 그러나 이를 위해 제안된 다양한 DOS 추출 기법들은 방법론 자체의 본질적인 한계로 인해 정확도에 제약을 받는다.
    본 학위논문에서는 a‑IGZO TFT로부터 DOS를 보다 정확하게 추출하고 해석하기 위한 물리 기반 접근법을 제시함으로써, 기존 방법의 한계를 보완하고 정량적인 소자 최적화를 위한 견고한 도구들을 제시하고자 하였다. 본 연구는 크게 세 가지 핵심 전략을 제시한다. (1) capacitor‑on‑gate 구조를 이용한 단순한 field‑effect 기반 DOS 추출 방법, (2) Bode plot을 이용한 a‑IGZO TFT의 주파수 응답 분석, (3) Greek‑cross 구조 TFT에서 소자 수준 Hall 측정을 통해 얻은 결과를 바탕으로 추출된 DOS로부터 자유전자의 영향을 분리하는 기법이다.
    먼저, 실온에서 capacitor‑on‑gate 구조 a‑IGZO TFT의 두 개의 transfer curve만으로 DOS를 추출하는 field‑effect 기반 기법을 제안하였다. 이 방법은 표면 전위와 전기장과 같은 핵심 경계 조건을 직접적으로 계산하여 도출함으로써, 기존 field‑effect 방법에서 불가피했던 경계 조건 가정에 따른 불확실성을 제거하였다. 이후 유전 알고리즘을 이용해 Poisson 방정식을 최적화하는 DOS 를 추출함으로써, 시뮬레이션 결과와 물리적으로 일관된 DOS 분포를 도출하였다.
    둘째, a‑IGZO TFT의 커패시턴스-전압(C–V) 특성에 나타나는 주파수 의존성의 기원을 체계적으로 규명하였다. TCAD 시뮬레이션과 Bode plot 분석을 통해, 기존 다중 주파수 C–V(MFCV) 기법에서 사용되는 단순화된 등가회로가 트랩이 주효한 영역에서 DOS를 과소평가할 수 있음을 보였다. Bode plot 분석 결과, TFT 채널 어드미턴스의 주파수 응답은 다수의 pole과 zero로 구성되어야 함이 확인되었고, 이는 기존 물리 기반 모델만으로는 a‑IGZO TFT의 주파수 특성을 정밀하게 기술하기 어렵다는 것을 의미한다. 비록 주파수 응답으로부터 완전한 등가회로를 해석적으로 도출하는 것은 여전히 도전적이지만, 분석 결과를 기반으로 시뮬레이션 결과와 부합하는 주파수 비의존 채널 커패시턴스를 추출할 수 있었으며, 이를 바탕으로 트랩이 다수 존재하는 경우의 채널에서도 DOS를 보다 정확하게 추출하기 위한 새로운 방안을 제시하였다.
    마지막으로, 추출된 DOS로부터 자유전자와 트랩 상태의 기여를 분리하는 방법을 도입하였다. 이를 위해 Greek‑cross 구조 a‑IGZO TFT를 제작하여 소자 수준 Hall 측정을 수행하였고, 이를 통해 캐리어 농도, 이동도, donor 밀도, Fermi 준위 등 DOS 추출 정확도에 결정적인 영향을 미치는 매개변수들을 실험적으로 구하였다. 이러한 정보를 이용해 전체 채널 전하를 자유전자와 트랩 전하 성분으로 분해하고, 최종적으로 얻어진 DOS를 지수형 꼬리 상태와 가우시안 상태의 조합으로 모델링하였으며, 그 결과가 측정된 소자 특성과 우수한 일치를 보임을 확인하였다.

    Amorphous indium gallium zinc oxide (a‑IGZO) thin‑film transistors (TFTs) have emerged as a core device for advanced displays, sensors, and next‑generation stretchable electronics, owing to their moderate mobility, extremely low leakage current, and compatibility with large‑area and low temperature process. In order to adopt these advantages to diverse applications, it is necessary to optimize device characteristics to meet specific requirements, and device-level characterization methods such as density of states extraction can be effectively used. Although various DOS extraction techniques have been proposed for this purpose, their accuracy remains fundamentally limited due to intrinsic methodological constraints.
    This dissertation presents a physics‑based approach for accurately extracting and interpreting the DOS from a‑IGZO TFTs, addressing the limitations of conventional methods and introducing robust tools for quantitative device optimization. The work consists of three major innovations: (1) a simple field effect based DOS extraction method using capacitor‑on‑gate structure, (2) analysis of frequency response of a-IGZO TFTs using Bode plot, and (3) decomposition of free electron from the extracted DOS based on device-level Hall measurement results using Greek‑cross structure TFT.
    First, a field effect based DOS extraction technique using only two transfer curves from a capacitor‑on‑gate a‑IGZO TFT at room temperature is proposed. By directly determining key boundary conditions such as surface potential and electric field, this method eliminates uncertainties inherent in conventional field effect method. Using genetic algorithm-based optimization, Poisson’s equation can be solved and an accurate DOS profile can be derived.
    Second, the origin of frequency dependence in capacitance-voltage (C-V) characteristics of a-IGZO TFT is thoroughly investigated. Using TCAD simulation and Bode plot analysis, the work reveals that the conventional multifrequency capacitance-voltage (MFCV) techniques substantially underestimate DOS in the trap-dominant region due to inherent limitations of simplified equivalent circuit model. Bode plot analysis shows that the frequency response of TFT consists of multiple poles and zeros. Though obtaining a universal equivalent circuit from the frequency response is still challenging, a frequency independent capacitance can be derived that fits well with the simulation results. That provides a new method for accurately extracting the DOS based on frequency response analysis.
    Finally, an advanced method of separating the effects of free electrons from the extracted DOS is introduced. For the implementation of this method, device-level Hall measurements are performed using Greek‑cross structure a‑IGZO TFTs. This allows the determination of carrier concentration, mobility, donor density, and Fermi level, which have a crucial influence on the accuracy of the extracted DOS. The extracted DOS is decomposed into free electrons and trap states, and the resulting DOS is modeled using exponential tail states and Gaussian deep states, with excellent agreement between measurement and modeling.
    This work presents a device-level strategy for a‑IGZO TFT characterization that connects the extracted trap states with numerical simulations and empirical device performance. In addition to showing significant improvements over the conventional DOS extraction methods, this dissertation establishes applicable methods incorporating electrical measurement, physics‑based model, and algorithmic optimization to broaden the applications of oxide semiconductor.
