    본 논문은 엣지·IoT 환경에서 폭발적으로 증가하는 데이터 처리를 위해, 낮은 전력 소모와 높은 신뢰성을 동시에 만족하는 새로운 전기화학적 금속화 (ECM) 멤리스터 구조를 제안하고 그 스위칭 메커니즘과 설계 가이드라인을 제시하는 것을 목표로 한다. 기존 ECM 멤리스터는 금속성 나노 필라멘트 형성으로 인해 높은 on-state 전도도와 높은 reset 전류를 가져 파워소모가 매우 높다. 또한 필라멘트의 형성과 붕괴가 랜덤하게 이루어지기 때문에 스위칭 균일성이 좋지 못하다는 한계를 가진다. 이러한 문제를 해결하기 위해 본 연구는 비저항이 높은 비정질 탄소를 고저항 하부 전극으로 도입한 resistive‑electrode‑driven ECM (RED‑ECM) 구조를 제안하고, 필라멘트–전극 인터페이스에서의 컨택 저항 제어를 통한 스위칭을 구현하고자 하였다.
    우선 ECM 멤리스터에서 필라멘트 모델링을 통해 필라멘트 채널과 하부 전극 사이의 컨택 비저항이 증가함에 따라 소자의 저항과 필라멘트 사이즈가 어떻게 변화하는지를 계산하였다. 하부 전극의 컨택 비저항이 증가함에 따라 전체 소자의 on-state 전도도는 크게 감소할 수 있다. 또한 컨택 비저항이 증가함에 따라 컨택 저항을 줄이는 방향으로의 필라멘트의 성장이 일어나게 되고 이는 필라멘트 사이즈의 증가로 이어진다. 즉 고저항 하부 전극을 적용함으로써 소자의 on-state 전도도를 낮추어 구동 전력을 낮출 수 있고 필라멘트의 수평적 성장을 통해 더욱 균일하고 점진적인 스위칭이 가능할 수 있다.
    고저항 전극 물질로는 다양한 후보 중에서 비정질 탄소가 가장 유망하다. 비정질 탄소는 활성 금속으로 주로 사용되는 Cu, Ag 와 어떠한 화학적 반응성을 가지지 않으며, 공유결합으로만 이루어져 있기에 스위칭 도중 이동이 가능한 이온을 제공하지 않는다. 또한 열 안정성도 매우 우수한 물질이다. 이러한 장점들에 더하여 가장 중요한 특징은 비저항의 조절이 쉽게 가능하다는 것이다. 스퍼터링 압력 조절을 통해 비정질 탄소 박막의 벌크 비저항과 Cu와의 컨택 비저항을 광범위하게 (대략 1–1000 Ω·cm 수준) 조절이 가능함을 확인하였고, 이러한 비저항의 변화는 비정질 탄소의 상대적인 다공성 차이에 기인한다는 것이라 제시하였다.
    이를 바탕으로 비정질 탄소를 하부 전극으로 적용한 RED‑ECM 멤리스터를 제작한 결과, 기존 Pt 하부 전극 ECM 소자와 비교하여 on‑state 전도도와 reset 전류가 수~수십 배 이상 감소하고, 필라멘트 형성 및 연속 스위칭 과정에서 보다 점진적이고 균일한 아날로그 스위칭 특성이 구현됨을 확인하였다. 특히 1 μA 수준의 매우 낮은 프로그래밍 전류와 0.1 μA 수준의 on‑state 전류에 기반한 수 μW 이하의 동작 전력이 달성됨을 확인하며 에너지 효율적인 스위칭이 가능함을 확인하였다. 나아가 SEM, TEM 등의 분석을 통해 스위칭 시 필라멘트의 수평적 성장과 함께 Cu가 다공성 비정질 탄소막 내부로 침투하여 컨택 저항을 감소시키는 현상을 직접 관찰함으로써, RED‑ECM 구조에서 저항 변화의 도미넌트한 기원이 탄소 내부로 확장되는 활성 금속 채널임을 규명하였다.
    또한, 규명된 RED‑ECM 스위칭 메커니즘을 토대로 활성 금속과 탄소 계면의 열역학적 상호작용과 스위칭 동역학을 고려한 물질 및 구조 설계를 수행하였다. Cu/a‑C 계면에서의 높은 계면 에너지로 인해 on‑state 유지 능력이 불안정한 문제를 해결하기 위해, 탄소와의 열역학적 상호작용이 더 강한 Ni를 새로운 활성 금속으로 도입하였다.
    그러나 Ni‑기반 RED‑ECM 멤리스터를 구현한 결과, 단일 Ni 전극 구조에서는 낮은 프로그래밍 전류 (<100 uA) 에서 탄소 내부로 유입되는 Ni 양이 제한되어 스위칭 내구성이 저하되는 한계가 나타났고, 이를 보완하기 위해 탄소 표면 위에 추가적인 Ni 공급원을 적층한 two‑tier 구조를 새롭게 제안하였다. two‑tier RED‑ECM 소자는 single‑tier 구조 대비 낮은 프로그래밍 전류에서의 스위칭 내구성이 크게 향상되는 결과를 보였다. 또한 Cu 소자 대비 on‑state 안정성 역시 크게 향상되는 결과를 보였다.
    종합적으로, 본 논문은 (1) 고저항성 비정질 탄소 전극을 이용해 ECM 멤리스터의 스위칭을 컨택저항의 변화를 통해 구현하는 resistive‑electrode‑driven 개념을 제시하고, (2) 다공성 비정질 탄소 내부로 침투·확장하는 활성 금속 채널에 기반한 RED‑ECM 고유의 스위칭 메커니즘을 규명하며, (3) 열역학적 상호작용과 스위칭 동역학을 반영한 활성 금속 선택 규칙과 two‑tier 구조 설계를 통해 저전력·고신뢰성 비휘발성 특성을 구현할 수 있음을 보였다. 이러한 결과는 ECM 계열 멤리스터에서 하부 전극과 활성 금속을 단순 전극이 아닌 스위칭 메커니즘을 설계하는 핵심 요소로 재정의하며, 향후 초저전력 엣지·인‑메모리 컴퓨팅 및 뉴로모픽 시스템을 위한 멤리스터 소자 설계에 유용한 실질적 가이드라인을 제공한다.

    This dissertation aims to propose a new electrochemical metallization (ECM) memristor structure that simultaneously achieves low power consumption and high reliability for the rapidly increasing data processing demands in edge and Internet of Things (IoT) environments. Conventional ECM memristors exhibit high power consumption due to metallic filament formation, which leads to high on state conductance and large reset currents. Moreover, the random formation and rupture of filaments result in poor switching uniformity.
    To address these limitations, this study proposes a Resistive Electrode Driven (RED) ECM structure that introduces amorphous carbon (a C) as a highly resistive counter electrode. This structure enables switching through controlled contact resistance at the interface between filament and counter electrode.
    Filament modeling in ECM memristors was first conducted to investigate how the device resistance and filament size vary with contact resistivity between the filament channel and the counter electrode. The results indicate that increasing contact resistivity of counter electrode significantly reduces the on state conductance of the device. Furthermore, higher contact resistivity promotes filament growth in the direction that reduces contact resistance, resulting in a larger filament size. Hence, employing a resistive counter electrode can effectively lower the operating power by reducing on state conductance, while enabling more uniform and gradual switching through filament widening.
    Among various candidate materials for the resistive electrode, a-C is identified as the most promising. a-C is chemically inert to commonly used active metals such as copper (Cu) and silver (Ag) and consists solely of covalent bonds, thus providing no mobile ions during switching. It also exhibits excellent thermal stability. Most importantly, its resistivity can be easily tuned. By adjusting sputtering pressure, both the bulk resistivity of the a C film and its contact resistivity with Cu can be widely controlled (approximately 1–1000 Ω·cm). Such tunability originates from differences in the relative porosity of the a C films.
    Based on these findings, RED ECM memristors with a C bottom electrodes were fabricated. Compared with conventional ECM devices using platinum (Pt) counter electrodes, the on state conductance and reset current decreased by several to tens of times. The devices also demonstrated more gradual and uniform analog switching during forming and successive switching cycles. Particularly, ultra low programming currents (~1 μA) and on state currents (~0.1 μA) enabled sub μW operating power, confirming highly power efficient switching. Structural analyses using SEM and TEM directly revealed lateral filament widening and Cu penetration into porous a C, which reduced contact resistance. These observations identified the dominant origin of resistance change in RED ECM memristors as the expansion of active metal channels within a-C.
    Furthermore, based on the elucidated RED ECM switching mechanism, material and structural designs were developed considering the thermodynamic interactions and switching kinetics at the interface between active metal and a-C. To resolve the unstable on state retention issue in interfaces between Cu and a-C caused by high interfacial energy, Ni was introduced as a new active metal, which had stronger thermodynamic interaction with a-C.
    However, Ni based RED ECM devices with a single Ni electrode showed limited switching endurance at low programming currents (<100 μA), as the amount of Ni entering the carbon was insufficient. To overcome this, a novel two tier structure incorporating an additional Ni supply layer on top of the a-C surface was proposed. The Ni two tier RED ECM device exhibited significantly improved switching endurance at low programming currents and enhanced on state stability compared to Cu based devices.
    In summary, this dissertation (1) introduces the resistive electrode driven concept that achieves ECM memristor switching via modulation of contact resistance using highly resistive a C electrodes; (2) elucidates the characteristic switching mechanism of RED ECM based on the penetration of active metal channels within porous a C; and (3) demonstrates low-power, high-reliability nonvolatile operation through active metal selection rules and two tier structure designs reflecting thermodynamic interactions and switching kinetics. These results redefine the counter electrode and the active metal in ECM memristors as key design factors governing the switching performance, rather than as simple electrodes. and provide practical guidelines for designing ultra low power memristors for future edge, in memory, and neuromorphic computing applications.

    This dissertation aims to propose a new electrochemical metallization (ECM) memristor structure that simultaneously achieves low power consumption and high reliability for the rapidly increasing data processing demands in edge and Internet of Things (IoT) environments. Conventional ECM memristors exhibit high power consumption due to metallic filament formation, which leads to high on state conductance and large reset currents.
