    Data volume has been increasing rapidly. To handle this efficiently, machine learning-based artificial intelligence (AI) technologies have emerged. These technologies enable simultaneous and effective data processing. Among these technologies, artificial neural networks (ANNs) have gained significant attention as a core model. Neuromorphic systems are being developed to implement ANNs in hardware. Synaptic devices play a critical role in these systems, determining their overall accuracy, energy efficiency, and scalability. These devices require high integration density, low power consumption, and high reliability to meet the demands of next-generation computing.
    Ferroelectric tunnel junctions (FTJs) are considered promising candidates for next-generation synaptic devices. Their two-terminal structure enables high integration density while offering excellent electrical characteristics such as low power consumption and fast operation speed. These features are recognized as key strengths of FTJs. However, FTJs rely on tunneling current for operation, which leads to challenges in reliability. To address these limitations, this study proposes cylindrical FTJs (C-FTJs). C-FTJs feature a unique cylindrical structure that offers enhanced reliability and scalability compared to planar FTJs (P-FTJs) without increasing the device footprint. This design ensures improved reliability and performance in neuromorphic array configurations.
    In this work, technology computer-aided design (TCAD) simulations were first conducted to evaluate the potential of C-FTJs in improving electrical properties such as tunneling electroresistance (TER) ratio, endurance, and retention compared to P-FTJs. The simulation results were used as guidelines for the practical design and fabrication of C-FTJs. The fabrication process was then developed, and C-FTJs were successfully produced. The electrical characteristics of the fabricated devices were measured and compared with the simulation results to analyze the operating mechanism of C-FTJs. For array-level integration, various word line (WL) and bit line (BL) routing strategies were investigated, and the all-around BL-to-bottom electrode (BE) contact configuration was considered the most effective in achieving optimal electrical performance. A fabrication process compatible with this structure was also developed, supporting dense and reliable synapse array construction. Finally, HSPICE simulations were conducted to compare the performance of P-FTJ and C-FTJ synaptic arrays. The simulations evaluated the summation current characteristics along BLs. Results showed that C-FTJs effectively suppressed current delays and errors compared to P-FTJs. They also demonstrated stable operation even under conditions challenging the reliability of P-FTJs.
    This research demonstrates that C-FTJs have significant potential as synaptic devices for next-generation neuromorphic systems. The study highlights how C-FTJs overcome the limitations of P-FTJs and improve neuromorphic system performance and reliability. These findings indicate that C-FTJs hold significant potential for enabling advancements in high-performance neuromorphic computing.

    본 연구에서는 먼저 technology computer-aided design (TCAD) 시뮬레이션을 통해 C-FTJ 구조가 P-FTJ 대비 전기적 특성을 개선할 수 있음을 간접적으로 검증하였다. 이 시뮬레이션 결과는 실제 C-FTJ 제작을 위한 설계 가이드라인으로 사용되었다. 이어서, C-FTJ의 제작 공정을 설계하고 이를 기반으로 성공적으로 제작된 C-FTJ의 전기적 특성을 측정하였다. 또한, TCAD 시뮬레이션 결과와 비교하여 C-FTJ의 동작 메커니즘을 기술하였다.
    어레이 수준의 집적을 위해 다양한 워드라인(WL) 및 비트라인(BL) 배선 전략을 검토하였으며, 그 중 전극 전면 접촉 방식 (all-around BL-to-BE contact)이 가장 우수한 전기적 성능을 달성할 수 있는 구조로 간주되었다. 이에 기반한 3차원 공정 흐름도 함께 개발되었으며, 이는 고밀도이면서도 신뢰성 있는 시냅스 어레이 구성을 가능하게 한다. 마지막으로, HSPICE 시뮬레이션을 통해 P-FTJ와 C-FTJ 기반 시냅스 어레이를 비교 분석하였다. BL 합산 전류의 특성을 평가한 결과, C-FTJ는 P-FTJ 대비 전류 지연과 오류 발생을 효과적으로 억제하였다.
    본 연구는 C-FTJ가 차세대 뉴로모픽 시스템의 시냅스 소자로서 높은 잠재력을 가지고 있으며, 기존 P-FTJ의 한계를 극복할 수 있는 우수한 대안임을 입증하였다. 이를 통해 뉴로모픽 시스템의 성능과 신뢰성을 크게 향상시킬 수 있을 것으로 기대된다.
