    초광대역 밴드 갭과 우수한 전기적 특성을 지닌 베타상 산화갈륨 (β-Ga2O3)은 차세대 고전력 소자를 위한 혁신적인 반도체 소재로 주목받고 있다. 하지만, 소재 고유의 낮은 열전도도와 p형 도핑 기술의 부재라는 두 가지 치명적인 난제는 실용화를 가로막는 큰 장벽이 되어왔다. 낮은 열전도도는 고전력 동작 시 발생하는 열을 효과적으로 제어하지 못하게 하여 소자의 성능과 신뢰성을 저해하는 심각한 자체 발열 문제를 야기한다. P형 도핑의 부재는 시스템의 안전성에 필수적인 normally-off 소자의 핵심 구조인 p–n 접합을 β-Ga2O3 단일 물질만으로는 형성할 수 없게 만드는 근본적인 한계로 작용한다. 본 학위 논문은 이러한 근본적인 한계들을 극복하기 위한 새로운 소자 공학적 해결책을 제시한다.
    열 관리 문제를 해결하기 위해, 본 연구에서는 β-Ga2O3 기판 내부에 구리가 충전된 thermal via 구조를 직접 형성하여 열 방출 효율을 극대화하는 방안을 제안하고 검증하였다. 자외선 레이저 드릴링과 구리 전해 도금 공정을 통해 제작된 thermal via는 소자 활성 영역에서 발생하는 열을 외부로 직접 방출시키는 통로 역할을 수행하였다. 5.7 W/mm3의 고전력 조건에서 측정한 결과, thermal via 구조는 thermal via가 없는 소자 대비 최대 온도 상승을 약 21% 억제하고, 열적 정상 상태에 도달하는 시간을 약 90% 단축시키는 우수한 성능을 보였다.
    P형 도핑의 한계를 극복하기 위해, p형 β-Ga2O3를 대체하는 외부 물질로서 p형 wide bandgap 반도체인 산화니켈 (NiO)을 도입하는 heterojunction 접근법을 제시하였다. NiO/β-Ga2O3/NiO가 수직으로 쌓인 독창적인 샌드위치 형태의 double heterojunction gate 구조를 갖는 새로운 enhancement-mode junction field-effect transistor를 개발하였다. NiO와의 대칭적인 p–n heterojunction 형성을 통해 게이트 전압이 0 V일 때 채널이 완전히 공핍되도록 함으로써 normally-off 동작을 구현하였다. 제작된 소자는 +0.1 V 이상의 문턱 전압, 108 이상의 높은 current on/off ratio, 그리고 150 mV/dec 미만의 가파른 subthreshold swing 등 탁월한 normally-off 특성을 나타냈다. 또한, +150 V의 높은 드레인 전압 하에서도 낮은 누설 전류를 유지하며 안정적으로 동작함을 확인하였다.

    Beta-phase gallium oxide (β-Ga2O3), an ultrawide-bandgap semiconductor with superior electrical properties, has garnered significant attention as a revolutionary material for next-generation high-power devices. However, two critical challenges inherent to the material—low thermal conductivity and the absence of effective p-type doping—have been major barriers to its practical application. The low thermal conductivity leads to severe self-heating issues, as it prevents the effective dissipation of heat generated during high-power operation, thereby degrading device performance and reliability. The lack of p-type doping imposes a fundamental limitation by making it impossible to form p–n junction using only a single β-Ga2O3 material. This junction is a key structure for normally-off devices, which are essential for system safety. This dissertation presents novel device engineering solutions to overcome these fundamental limitations.
    To address the thermal management issue, this study proposes and demonstrates a method to maximize heat dissipation efficiency by directly forming Cu-filled thermal via structures within the β-Ga2O3 substrate. Fabricated through ultraviolet laser drilling and Cu electroplating, these thermal vias serve as direct channels for dissipating heat from the active region of the device to the exterior. Measurements under a high-power condition of 5.7 W/mm3 demonstrated excellent performance, with the thermal via structure suppressing the maximum temperature rise by ~21% and drastically reducing the time to reach thermal steady-state by a factor of ten compared to a device without a thermal via.
    To overcome the p-type doping limitation, a heterojunction approach was proposed, introducing nickel oxide (NiO), a p-type wide-bandgap semiconductor, as an external substitute for p-type β-Ga2O3. A novel enhancement-mode junction field-effect transistor was developed, featuring a unique sandwich-like double heterojunction gate structure with a vertical stack of NiO/β-Ga2O3/NiO. Normally-off operation was achieved by ensuring the channel is fully depleted at a gate voltage of 0 V through the formation of symmetric p–n heterojunctions with NiO. The fabricated double heterojunction device demonstrated excellent normally-off behavior, characterized by a positive threshold voltage exceeding +0.1 V, a high current modulation greater than 108, and an impressively steep subthreshold swing below 150 mV/dec. Furthermore, it was confirmed to operate stably with low leakage current even under a high drain voltage of +150 V.
    This dissertation presents effective and integrable solutions for the two significant bottlenecks in β-Ga2O3 technology. The enhancement of thermal management capabilities through Cu-filled thermal vias and the successful implementation of normally-off operation via the double heterojunction structure are significant in that they lay a crucial foundation for the commercialization of high-performance, high-efficiency, and high-reliability β-Ga2O3 power devices.
