Miniaturization of semiconductor devices increases heat flux densities, making effective thermal management critical for reliability and performance. Phase-change materials (PCMs) can buffer peaks by absorbing heat at near-constant temperature during melting. This work experimentally evaluates nickel-foam/PCM composite heat sinks. First, a 95%-porosity nickel foam embedded with RT-44HC (PCM volume fractions 𝜓𝑃𝐶𝑀 = 0.6–0.8) is tested. A second configuration investigates RT-35HC and RT-54HC at 𝜓𝑃𝐶𝑀 = 0.6 and 0.8. Junction/base temperatures are monitored under heat fluxes of 0.8–2.4 kW/m2 over 90-minute charging and discharging cycles. Key findings are as follows: With RT-44HC at 𝜓𝑃𝐶𝑀 = 0.6, the base temperature at the end of charging decreases by 18.6% compared with the foam only. Increasing 𝜓𝑃𝐶𝑀 from 0.6 to 0.8 yields an additional 11.6% reduction. The composite’s effective thermal conductivity increases substantially (up to folds over pristine PCM) with a concomitant 23% decrease in latent heat, reflecting a conductivity–capacity trade-off. Discharging of the composite is delayed relative to foam without PCM, yet sink temperatures remain within safe limits. Across PCMs, the RT-35HC– nickel-foam configuration at 𝜓𝑃𝐶𝑀 = 0.8 achieves the largest peak-temperature reduction—24.9% at 1.6 Kw/m2, and extends the allowable operating time by 3.84 times at a 65 °C limit. RT-54HC at the same fraction reduces peak temperature by 21.4% at 2.4 kW/m2. Overall, nickel-foam/PCM heat sinks effectively suppress temperature peaks and prolong safe operating windows during both charging and discharging, with RT-35HC at 𝜓𝑃𝐶𝑀 = 0.8 delivering the best performance among the tested configurations. These results support PCM–foam composites as practical cooling solutions for advanced electronic packaging and inform future integration strategies. Keywords: Heat sink; Thermal management; Metallic foams; Phase change materials
