The rapid advancement toward miniaturization and high-power integration in
the electronics industry necessitates the development of advanced thermal
management materials to ensure system reliability. Aluminum-Diamond (Al-Dia)
composites offer superior thermal properties however, the formation of
aluminum carbide (Al4C3) during fabrication presents a significant challenge, as
this hygroscopic interfacial product degrades thermal conductivity and
structural integrity. This study investigates the optimization of Spark Plasma
Sintering (SPS) process parameters to synthesize high-conductivity Al-Dia. composites without Al4C3 inclusion and to clarify the associated densification
mechanisms. Pure aluminum and diamond powders were uniformly blended at a
50:50 volume ratio using a multi-axis mixer. X-ray diffraction analysis of the
precursor mixture confirmed the absence of secondary phases. The blended
powders were subsequently consolidated via SPS, with sintering temperature,
heating rate, applied pressure, and holding time acting as the key variables. The
density, microstructure, and thermal properties of the sintered bodies were
systematically evaluated. Analysis after sintering revealed that no deleterious
Al4C3 phases were formed, even under high temperature and prolonged holding
conditions, indicating that the rapid heating and precise temperature control of
SPS effectively kinetically inhibited carbide formation. At a sintering
temperature of 630°C, a transient liquid phase sintering mechanism was
activated below the melting point of aluminum, facilitating particle
rearrangement and effectively eliminating interstitial voids. Conversely,
experiments on pressure variation demonstrated that an excessive pressure of
80 MPa induced dislocation proliferation and lattice distortion within the
aluminum matrix, which unexpectedly reduced thermal conductivity. As a result,
under the optimized conditions of 630°C, 60 MPa, and 60 minutes, a
mechanically robust interface free of reaction products was achieved, yielding a relative density of 98.5%. This achieved a thermal conductivity of 616.4 W/m·K,
approximately 2.5 times higher than pure aluminum.
