This study focuses on the development of a heat sink for efficient thermal management of semiconductor devices operating under high heat flux conditions. The importance of thermal management technology is increasing due to the rising power density in data centers and the high integration of semiconductor devices. Currently, approximately 40% of total data center power is allocated to cooling systems and conventional mini/microchannel liquid cooling methods have limitations in ultrahigh heat flux cooling with flow direction temperature non-uniformity and high pressure drop identified as major issues.
To overcome these technical limitations, hybrid heat sink was developed that combines impinging jet arrays with pin-fin structures while suppressing crossflow by applying grooves on the nozzle plate. The impinging jet arrays form a thin thermal boundary layer in the stagnation region inducing high local heat transfer coefficients. The pin-fin structure enhances heat transfer performance by extending the heat transfer surface area. The grooves disperse the crossflow generated after impingement, minimizing interference between jets.
In this study, CFD numerical analysis and experimental verification were performed to analyze the cooling performance of the heat sink capable of handling high heat flux conditions of 2,000 W/cm2 over an area of 0.5 cm×0.5 cm, and the numerical model was validated through pressure drop measurement experiments. The effects of major geometric parameters on the flow field and temperature field were systematically analyzed, and heat sink performance was evaluated through indices such as pressure drop and average junction temperature. Additionally, a correlation for predicting the average Nusselt number was developed using the Taguchi method. This study aims to contribute to improving energy efficiency in data centers and advancing thermal management technology for high performance computing systems.
