As semiconductor chip manufacturing technology develops, chip size is gradually decreasing, and the importance and dependence on chemical mechanical polishing (CMP) technology, one of the semiconductor chip manufacturing technologies, is also increasing. Ceria abrasives are particles currently widely used in the STI CMP process. Ceria basically targets SiO2 and Si3N4 films and has a mechanism for forming and polishing Si-O-Ce bonds. As with all abrasives, various characteristics of ceria, such as size and shape, affect CMP efficiency and ceria with a high percentage of Ce3+ have high material removal rate (MRR). Because the MRR of SiO2 and Si3N4 surface can be determined by the characteristics of the ceria abrasive, it will be important to study the mechanical and chemical properties of the ceria abrasive.
This paper presents a comprehensive study on the impact of ceria abrasive properties on the CMP process, a critical step in semiconductor manufacturing. The study focused on various mechanical and chemical characteristics of ceria abrasives, such as particle size, distribution, shape, chemical composition and other mechanical properties, and their effect on CMP performance metrics like removal rate, selectivity, and dishing. The finding of this study offers valuable insights into the role of ceria abrasive properties in semiconductor wafer planarization, providing guidelines for the selection and optimization of CMP slurry in advanced semiconductor fabrication.
