As interconnect structures in advanced semiconductor devices continue to scale down and increase in complexity, the importance of Chemical Mechanical Planarization (CMP) has become more pronounced, particularly in controlling surface defects. As metal linewidths shrink, the tolerance for micro scratches becomes increasingly tight, scratches generated during film CMP can be filled with conductive residues from subsequent processes, leading to the formation of electrical bridges and short circuits. Furthermore, these surface defects can be transferred to subsequent layers, resulting in unintended etching failures and step height variations, thereby degrading device reliability and yield. Consequently, recent research efforts have focused on developing scratch-reducing consumables, particularly soft polishing pads, and on investigating the influence of pad mechanical properties on defect formation.
This study investigates the mechanical effect of soft pads with modified physical properties in the CMP of TEOS films, focusing on their role in mitigating scratch defects. TEOS is widely used as an interlayer dielectric (ILD) material in multi-level metallization processes, and scratch defects are particularly prevalent in the ILD2 layer, requiring improvement. To address this issue, a soft pad with lower hardness than conventional hard pads and enhanced asperity characteristics was applied. In addition, the concentration of ceria (CeO₂)-based slurry was adjusted to evaluate the combined effects on material removal rate (MRR), within-wafer non-uniformity (WIWNU), and defectivity.
Experimental results showed that using a soft pad led to a 65% reduction in scratch-related defects compared to a baseline hard pad. This improvement was attributed to the enhanced asperity characteristics of the soft pad, which reduced pad debris generation and thereby mitigated scratch defects. However, this benefit was accompanied by a 22% decrease in the MRR due to lower mechanical abrasion. MRR reduction was compensated through ceria slurry concentration adjustment. Consequently, optimal process conditions were established, balancing scratch suppression with sufficient MRR and uniformity.
