High aspect ratio contact (HARC) etching for SiO2 was investigated at -20˚C using HF based plasma. While low temperature HF plasma etching enhances the SiO2 etch rate, it suffers from limitations in profile control and mask selectivity. In this study, we propose a modified chemistry combining HF with low global warming potential (Low-GWP) fluorocarbon gases—CH2F2 and C2H2F4. The addition of these gases significantly suppresses ACL erosion and enhances SiO2/ACL selectivity. Specifically, HF plasma alone exhibited a low selectivity of 0.88, which increased to 1.53 with CH2F2 and 26.6 with C2H2F4. These results indicate that fluorocarbon composition plays a critical role in etch selectivity. In addition, the etch profile analysis revealed that the top-to-bottom CD ratio reached 1.04 with C2H2F4 addition, indicating the formation of a highly anisotropic profile. The proposed HF + CXHYFZ plasma chemistry offers a promising pathway for achieving high performance etching with selective mask preservation, suitable for advanced 3D NAND fabrication.
