This study investigates how hydrogen- and oxygen-related defect states—such as metal–hydrogen complexes, hydroxyl (–OH) groups, and peroxide (O–O) bonds—govern photo-induced threshold-voltage (Vth) degradation in amorphous oxide thin-film transistors (TFTs), and demonstrates that targeted channel engineering can effectively suppress these defects and enhance stability under negative-bias illumination stress (NBIS). Two complementary approaches were employed to mitigate distinct Vth degradation modes.
First, CF4 plasma treatment was applied to bottom-gate, low-temperature processed amorphous indium–gallium–tin oxide (a-IGTO) TFTs to suppress the pronounced negative Vth shift typically induced under NBIS. Optimized plasma exposure introduced carbon and fluorine dopants that bond with metal and oxygen atoms in the oxide network, thereby reducing potential sites for oxygen-vacancy–related deep state and hydrogen/oxygen-associated bond formation. Because these impurity-related defects act as donor-like centers that generate electrons under combined bias and illumination, their suppression directly reduced NBIS-induced electron generation and mitigated the negative Vth shift.
Second, the active-layer thickness in flexible top-gate a-IGZO TFTs was optimized to address an abnormal positive Vth shift observed during NBIS at elevated temperature. Physicochemical analyses revealed that thinner IGZO layers incorporate markedly fewer hydrogen- and hydroxyl-related impurities during PECVD gate-dielectric deposition due to smoother surfaces and reduced incorporation pathways. Under NBIS, hydrogen/oxygen-related defect fo—most notably peroxide formation—reduces mobile-hole density and enhances electron trapping at back-channel and barrier interfaces, thereby driving the abnormal positive Vth shift. Thinner IGZO layers exhibited lower impurity content, reduced gap defect density, and smoother interfaces, which collectively suppressed both defect formation and charge-trapping processes.
Together, the CF4-treated a-IGTO TFTs and thickness-optimized a-IGZO TFTs establish a unified mechanism linking the suppression of hydrogen- and oxygen-related defects to improved NBIS reliability. Reducing hydroxyl and peroxide defect states—either through fluorine-mediated chemical passivation or structural control of impurity incorporation—minimizes photo-generated carrier formation, suppresses charge trapping, and stabilizes Vth under prolonged illumination bias. These findings advance the fundamental understanding of hydrogen/oxygen defect chemistry in amorphous oxide semiconductors and provide practical defect-engineering strategies for achieving highly stable, high-performance TFTs for next-generation flexible and transparent display technologies.
