This study investigates the combined effects of glass composition and CMP-induced surface roughness on the mechanical behavior of glass interposers for 2.5D/3D HBM packaging. Three glass types—Quartz (QZ), Boro, and EXG—were fabricated under four CMP conditions (A–D), and their surface and mechanical properties were systematically evaluated using XPS, AFM, Nanoindentation, Ball-on-Ring (BOR), and Four-Point Bending (4PB) tests. AFM results showed that surface roughness (Rq) decreased monotonically from A to D (A ≫ B > C > D), with QZ exhibiting the lowest values and EXG the highest at comparable CMP levels. XPS analysis revealed a gradual reduction in Si–O network connectivity from QZ to EXG due to the increasing amount of network modifiers. Nanoindentation results showed that hardness followed the order QZ > Boro > EXG, while reduced modulus followed EXG > QZ > Boro, underscoring the influence of glass chemistry and network rigidity. Rupture strength measurements exhibited composition-dependent trends: EXG showed the highest intrinsic strength in BOR but the lowest in 4PB, attributed to its susceptibility to edge-induced defects during dicing. V-SEM cross-sectional observations confirmed that EXG suffered wider tear-damaged regions than QZ and Boro. These results indicate that intrinsic properties are governed by composition-dependent network rigidity, whereas apparent fracture strength is predominantly affected by surface and edge integrity. The findings provide valuable insights into CMP and dicing process optimization to enhance the mechanical reliability of glass interposers for advanced 2.5D/3D HBM systems.

본 연구에서는 2.5D/3D HBM(High Bandwidth Memory) 패키징용 유리 인터포저를 대상으로, 유리 조성과 CMP(Chemical Mechanical Polishing) 공정에 의한 표면 거칠기가 기계적 거동 및 파괴 특성에 미치는 영향을 분석하였다.
