Copper is widely employed in semiconductor interconnects, but its inherent susceptibility to oxidation remains a persistent reliability concern. Conventional approaches for oxidation suppression, such as diffusion barriers and capping layers, increase process complexity and cost, and impose constraints on interconnect scaling. This study explores a strategy to suppress copper oxidation by modulating the electronic state of surface Cu atoms in micrometer thick Cu foils via electron injection from the layered electride [Gd₂C]²⁺·2e⁻ as well as through direct electron irradiation.
Cu foils were prepared by three methods; 1) direct deposition on the [Gd₂C]²⁺·2e⁻ electride via sputtering, 2) thermal annealing of Cu foils contacted with the [Gd₂C]²⁺·2e⁻, and 3) direct electron irradiation to Cu foils from the conventional electron emission gun. Kelvin probe force microscopy reveals that Cu deposited on the electride exhibits the decreased work function, showing the value around 3 eV for the surface contacted with the electride and the value lower than reference Cu for the free surface, accompanying the suppressed growth of an oxide layer under air exposure. In the thermal annealing route, a partial decrease in work function was observed at the electride contact surface, and the decreasing degree of work function depends on the crystallinity of the [Gd₂C]²⁺·2e⁻ and the structural quality of the interface. A direct electron irradiation on the conventional Cu foils led to the reduction of work function value below 4.6 eV only under limited conditions, indicating a potential. These results indicate that the surface electronic state of the thick Cu folis can be tuned by the electron injection from the [Gd₂C]²⁺·2e⁻ electride or electride-free electron irradiation, demonstrating the enhanced oxidation resistance and thus providing a potential pathway for the development of barrier-free copper interconnect technologies.
