Chemical Mechanical Planarization (CMP) is an essential process in semiconductor manufacturing for achieving wafer surface planarization, utilizing key consumables such as the polishing pad, slurry, and conditioning disk. Ceria- based slurry, unlike conventional silica slurry, primarily operates through a chemical bonding mechanism, leading to distinct removal rate characteristics under different conditioning conditions. Therefore, the conditioning strategy must be optimized according to the specific slurry type.
This study investigates an optimized oxide CMP process using ceria slurry by minimizing pad conditioning while maintaining the original removal profile. The optimized condition increased the material removal rate by 23.9% and reduced scratch defects by 29.7%, demonstrating the positive effect of controlled pad glazing.
This approach also reduced pad and disk consumption, lowered process costs, and enhanced overall process stability, validating the effectiveness of the proposed conditioning-minimized CMP method.
