As the integration density of semiconductor memory devices increases, the complexity of process structures also grows, emphasizing the importance of accurately diagnosing and managing contamination during fabrication. In DRAM and 3D NAND processes, dry etching of dielectrics is essential for forming high aspect ratio structures, and fluorocarbon (FC, HFC) gases used in these processes improve etch performance but also generate non-volatile polymer contaminants. Such contamination can accumulate inside the equipment, degrading process uniformity and reducing yield. Therefore, regular cleaning and preventive maintenance (PM), along with real-time process diagnostics, are required.
Traditionally, Optical Emission Spectroscopy (OES) has been used to determine cleaning completion and PM intervals by analyzing plasma emission spectra. However, OES signals can be distorted by polymer contamination, necessitating a complementary diagnostic approach. In this study, a Quartz Crystal Microbalance (QCM)-based diagnostic method was introduced to address these limitations. By installing a QCM sensor inside a CCP chamber, frequency shifts during dielectric etching and O2 plasma cleaning were monitored in real-time to quantitatively determine the process endpoint.
To validate the reliability of the QCM-determined endpoint, etched samples were retrieved and analyzed using X-ray Photoelectron Spectroscopy (XPS). The results demonstrate that QCM can serve as a complementary diagnostic tool to OES, providing a more direct and reliable indicator for cleaning endpoint detection and preventive maintenance scheduling in plasma etching processes.
