Display industry has been increasing demand for high resolution and pixel density, particularly driven by emerging applications in augmented reality (AR) and virtual reality (VR). Micro Light-Emitting Diodes (μLEDs) which have high luminance, low power consumption, and long operational lifetime, have emerged as a promising next-generation display technology. However, during the Mesa structure formation of μLEDs using Reactive Ion Etching (RIE), inevitable physical and chemical damage occurs at the Multi Quantum Well (MQW) sidewalls. This damage increases non-radiative recombination, severely degrading the devices’ light emission characteristics. Conventional wet etching (TMAH or KOH) lacks the necessary precision, requiring advanced, high-precision techniques. This study investigates the applicability of Atomic Layer Etching (ALE) to enhance the photoluminescence (PL) performance of GaN-based μLEDs by selectively removing MQW sidewall damage. The Cl2/Ar ALE process separates adsorption and desorption steps and repeats them cyclically, providing self-limiting, monolayer-scale etch control with reduced lattice damage and improved uniformity compared with conventional etching. Experiments were performed on MOCVD-grown c-plane GaN blank wafers and on patterned μLEDs devices with a 1.2μm×1.2μm size. Optimized ALE conditions were established on blank wafers and subsequently applied to μLED devices with RIE-induced MQW sidewall damage. Photoluminescence (PL) measurements were used to quantify the recovery in optical performance. The optimized ALE process effectively recovered the PL intensity degraded by RIE. This result, which is 13% higher than the TMAH treatment, confirms ALE as a precise method for resolving MQW damage in GaN μLEDs.
