Indium Gallium Zinc Oxide (IGZO) has recently emerged as a highly promising material for a cell transistor in dynamic random-access memory (DRAM) due to its exceptional properties, such as high electron mobility and low leakage current. However, substantial contact resistance at the IGZO-source/drain electrode interface poses a significant challenge, adversely affecting DRAM performance. This is because reduction in feature size and structural modification for enhancement in DRAM performance result in a very small contact area.
This study proposes a strategy to reduce contact resistance by controlling metal oxide formation at the IGZO contact interface. Contact metals with different oxidation tendencies were utilized to induce oxygen vacancies (Vo), which increases electron concentration and consequently lowers carrier injection barrier. Back-gate TFTs were fabricated to validate the proposed approach. Experimental results showed that contact metals with strong oxidation tendencies contributed to improving contact resistance by generating oxygen vacancies (Vo). However, these metals also introduced additional interface states, which need to be carefully managed to maintain device stability. XPS analysis revealed an increase in Vo peaks for metals with higher oxidation, confirming a direct correlation between oxide formation and Vo generation. This balance between enhancing carrier transport and ensuring stability highlights the importance of optimizing metal selection and process parameters. These findings suggest that controlling metal oxide formation at the IGZO contact interface is an effective strategy for improving contact resistance. Optimizing metal selection and process parameters is also essential to strike a balance between reducing resistance and ensuring device stability.
