    본 연구에서는 In2O3:Mo(IMO) 박막을 기반으로 한 투명전극의 전기적·광학적 특성 향상을 목적으로, 스퍼터링 전력 밀도(증착률), ZnO Seed layer 도입, 전자빔(E-beam) 후처리 공정을 단계적으로 적용하여 박막의 구조적, 전기적, 광학적 특성을 체계적으로 분석하였다.
    먼저, RF Magnetron sputtering 공정을 이용하여 증착한 IMO 단층 박막의 전력 밀도 변화에 따른 특성을 분석한 결과, 전력 밀도 증가에 따라 결정성이 향상되고 전하밀도 및 이동도가 증가하여 전기 비저항이 감소하는 경향을 보였다. 그러나 과도한 전력 밀도 조건에서는 재-스퍼터링 및 구조적 결함 증가로 인해 전기적 특성이 다시 저하되는 현상이 관찰되었으며, 이를 통해 최적 조건의 필요성을 확인하였다.
    다음으로, IMO 박막 하부에 ZnO Seed layer(20 nm)를 도입한 ZnO/IMO 적층 구조를 형성하였다. ZnO Seed layer는 IMO 박막의 초기 핵생성 및 성장에 영향을 주어 결정 배향성을 향상시키고, 이동도 증가 및 전기 비저항 감소를 유도하였다. 또한 가시광 영역에서의 투과도 저하 없이 전기적 특성이 개선되어, IMO 단층 박막 대비 우수한 전기·광학적 성능을 확보할 수 있었다.
    전자빔 후처리 효과를 분석한 결과, 전자빔 조사 에너지 증가에 따라 결정성 향상과 표면 거칠기 감소가 관찰되었으며, 이에 따라 전하밀도 및 이동도가 증가하고 전기 비저항이 감소하는 경향을 나타냈다. 특히 900 eV 조건에서 가장 우수한 전기적 특성을 보였으며, 이는 전자빔 조사에 의해 표면 및 근계면 결함이 완화되고 전하 이동 경로가 개선된 결과로 해석된다. 반면, 더 높은 에너지 조건에서는 과도한 조사로 인한 표면 손상으로 특성이 다시 저하되는 경향이 확인되었다.
    광학적 특성 분석 결과, ZnO Seed layer 도입 및 전자빔 후처리를 한 결과 가시광 영역 평균 투과도는 78–82 % 수준으로 유지되었으며, Tauc plot을 이용한 광학적 밴드갭 분석에서는 전자빔 조사 에너지 증가에 따라 밴드갭이 증가하는 경향을 보였다. 이는 전하밀도 증가에 따른 Burstein-Moss 효과로 설명할 수 있다.
    전기적 특성과 광학적 특성을 종합적으로 평가한 전기·광학적 완성도(Figure of Merit, FOM) 분석 결과, ZnO(20 nm)/IMO(100 nm) 구조에 전력밀도 3 W/cm2, 전자빔 조사 에너지 900 eV 조건에서 최대 FOM 값을 나타내며 가장 우수한 투명전극 성능을 확보하였다.

    In this study, In2O3:(Mo) (IMO) thin films were investigated as transparent conductive oxide (TCO) materials by systematically controlling RF sputtering power density, the introduction of a ZnO Seed layer, and post electron-beam (E-beam) irradiation. The structural, electrical, and optical properties of the films were analyzed to establish optimized processing conditions for high-performance transparent electrodes.
    First, IMO single-layer films deposited by RF magnetron sputtering exhibited improved crystallinity with increasing power density, resulting in enhanced carrier mobility and reduced resistivity. However, excessive power density led to performance degradation due to increased defect formation and re-sputtering effects, indicating the presence of an optimal deposition condition.
    Subsequently, a ZnO Seed layer (20 nm) was introduced beneath the IMO layer to form ZnO/IMO bilayer structures. The ZnO Seed layer promoted favorable nucleation and growth behavior of the IMO film, leading to enhanced carrier mobility and lower resistivity compared to IMO single-layer films. Importantly, these electrical improvements were achieved without significant degradation of visible-light transmittance.
    The effects of E-beam irradiation on ZnO/IMO films were further examined. As the E-beam irradiation energy increased, crystallinity enhancement and surface roughness reduction were observed, accompanied by increased carrier density and mobility. The lowest resistivity was achieved at an irradiation energy of 900 eV, which is attributed to defect passivation and improved charge transport pathways near the surface and interface regions. In contrast, at higher irradiation energies, the electrical properties deteriorated due to excessive energy-induced surface damage.
    Optical characterization revealed that the average visible transmittance of the films remained in the range of 78-82 % even after ZnO Seed layer insertion and E-beam irradiation. Optical band-gap analysis using Tauc plots revealed a gradual band-gap widening with increasing E-beam irradiation energy, which can be explained by the Burstein-Moss effect associated with increased carrier concentration.
    The overall optoelectronic performance was evaluated using the figure of merit (FOM), which considers both electrical conductivity and optical transparency. The ZnO (20 nm)/IMO (100 nm) film deposited at a power density of 3 W/cm2 and treated with 900 eV E-beam irradiation exhibited the highest FOM value, demonstrating the optimal balance between electrical and optical properties.
    This study demonstrates that combined optimization of deposition power density, ZnO Seed layer insertion, and E-beam post-treatment is an effective strategy for enhancing the performance of IMO based transparent electrodes, providing valuable insights for the development of ITO alternatives in optoelectronic applications.
