    금속 보조 화학 식각(Metal-Assisted Chemical Etching, MACE)은 귀금속을 촉매로 활용하여 실리콘 표면을 식각하는 습식 식각 기술이다. 기존의 습식 식각 방법과 달리, MACE는 이방성 식각을 가능하게 하여 나노구조 제작의 정밀한 제어에 적합하다. 첨단 나노기술에 대한 수요가 증가함에 따라, MACE는 더 간단한 공정 단계와 낮은 비용으로 인해 건식 식각의 유망한 대안으로 주목받고 있다. 그러나 본 연구는 MACE 공정의 초기 단계, 심지어 시작 후 수 초 이내에 상당한 등방성 식각이 발생한다는 것을 밝혀냈다. 이러한 비정상적인 언더컷 현상은 용액 화학 조성(HF 및 H2O2 농도)과 무관하게 지속되며, 정밀한 치수 제어가 요구되는 응용 분야에서 심각한 문제를 야기한다.
    체계적인 연구를 통해 이러한 등방성 식각이 촉매 형태학, 특히 종횡비에 의해 주로 결정된다는 것을 발견하였다. 높은 AgNO3 농도에서 형성되는 고종횡비 덴드라이트 구조는 식각 중 물리적으로 분리되며, 촉매의 일부는 표면 근처에 남아 지속적으로 등방성 식각을 촉진한다. 반면, 주요 부분은 수직으로 진행하여 나노와이어를 형성한다. 이러한 촉매의 기계적 불안정성과 형성되는 실리콘 나노와이어 사이의 좁은 간격을 관통하지 못하는 물리적 제약이 동시적인 등방성 및 이방성 식각을 초래한다.
    이러한 문제를 해결하기 위해, 본 연구는 증착 후 열처리 공정을 제안한다. 450°C의 임계 온도에서 어닐링을 수행하면, 고종횡비 덴드라이트 구조가 안정적인 저종횡비 반구형 촉매로 변환된다. 이러한 형태학적 변환은 세 가지 주요 메커니즘을 통해 이루어진다. (1) 향상된 은 원자 이동도가 촉매를 재형성하여 은과 실리콘 사이의 약 25%의 격자 불일치를 더 잘 수용하도록 하고, (2) 열적으로 유도된 표면 결함이 촉매의 고정점 역할을 하며, (3) 증가된 촉매-기판 접촉 면적이 일관된 수직 식각을 촉진한다.
    본 연구는 언더컷 정도(DoU)와 이방성 정도(DoA)를 정량적 지표로 도입하여 식각 거동을 체계적으로 분석하였다. 열처리된 촉매는 증착된 그대로의 촉매에 비해 DoU가 크게 감소하고 DoA가 최대값에 도달하여, 최소한의 측면 식각으로 거의 완벽한 수직 식각을 달성하였다. 촉매 종횡비와 DoU 사이의 강한 상관관계는 촉매 형태학이 측면 식각 정도에 직접적으로 영향을 미친다는 것을 확인시켜준다. 본 연구는 MACE 공정에서 결함이 없는 수직 실리콘 나노구조의 형성을 가능하게 할 뿐만 아니라, 습식 화학 식각에서 촉매-기판 상호작용에 대한 근본적인 이해를 제공하며, 정밀한 나노구조 제작이 요구되는 다양한 기술적 응용 분야에 실용적인 솔루션을 제시한다. 본 논문의 일부 내용은 저자가 제1저자로 발표한 논문[1]을 기반으로 작성되었으며, 학위논문 형식에 맞게 수정·보완되었다.

    Metal-Assisted Chemical Etching (MACE) is a wet etching technique that utilizes noble metals as catalysts to etch silicon surfaces. Unlike conventional wet etching methods, MACE enables anisotropic etching, making it suitable for precise control of nanostructure fabrication. As demand for advanced nanotechnology increases, MACE has gained attention as a promising alternative to dry etching due to its simpler process steps and lower cost. However, this study reveals that significant isotropic etching occurs during the initial stage of the MACE process, even within seconds after initiation. This anomalous undercut phenomenon persists regardless of solution chemistry composition (HF and H2O2 concentrations), posing serious challenges for applications requiring precise dimensional control.
    Through systematic investigation, we discovered that this isotropic etching is primarily determined by catalyst morphology, particularly the aspect ratio. High-aspect-ratio dendritic structures formed at elevated AgNO3 concentrations experience physical separation during etching, with portions of the catalyst remaining near the surface to continuously promote isotropic etching, while the main body proceeds vertically to form nanowires. The mechanical instability of these catalysts and the physical constraint of being unable to penetrate the narrow spacing between the forming silicon nanowires result in simultaneous isotropic and anisotropic etching.
    To address this issue, this study proposes a post-deposition thermal annealing process. Annealing at a critical temperature of 450°C transforms high-aspect-ratio dendritic structures into stable low-aspect-ratio hemispherical catalysts. This morphological transformation is achieved through three key mechanisms: (1) enhanced silver atom mobility reshapes the catalyst to better accommodate the approximately 25% lattice mismatch between silver and silicon, (2) thermally induced surface defects serve as anchor points for the catalyst, and (3) increased catalyst-substrate contact area promotes consistent vertical etching.
    We introduced the Degree of Undercut (DoU) and Degree of Anisotropy (DoA) as quantitative metrics to systematically analyze etching behavior. Annealed catalysts exhibited significantly reduced DoU and DoA reaching maximum values compared to as-deposited catalysts, achieving nearly perfect vertical etching with minimal lateral etching. The strong correlation between catalyst aspect ratio and DoU confirms that catalyst morphology directly influences the extent of lateral etching. This study not only enables the formation of defect-free vertical silicon nanostructures in the MACE process but also provides fundamental understanding of catalyst-substrate interactions in wet chemical etching, presenting practical solutions for various technological applications requiring precise nanostructure fabrication. Parts of this chapter are based on the author’s previously published work, adapted and revised for the purpose of this dissertation.
