디스플레이 기술의 급속한 발전에 따라, 고해상도, 고휘도, 고신뢰성, 고안정성을 동시에 충족할 수 있는 차세대 디스플레이 기술의 개발이 필수적인 과제로 부상하고 있다. 기존의 액정 디스플레이(Liquid Crystal Display, LCD)와 유기발광다이오드(Organic Light Emitting Diode, OLED)는 각각 백라이트 유닛에 의한 시야각 한계 및 높은 소비 전력, 환경적 안정성 저하와 같은 본질적인 문제점을 지니고 있어, 차세대 디스플레이 요구사항을 만족시키는 데 한계가 있다. 이러한 한계를 극복하기 위한 대안으로서, 무기물 기반의 마이크로 발광 다이오드(micro-light-emitting diode, 마이크로 LED)가 차세대 디스플레이 기술의 유망한 후보로 주목받고 있다. 마이크로 LED는 빠른 응답 속도, 낮은 소비 전력, 고휘도 및 고대비를 실현할 수 있다는 점에서 기존 기술에 비해 탁월한 성능을 보인다. 더불어, 무기 재료 특성으로 인해 긴 수명과 뛰어난 환경 안정성을 보유하고 있어 다양한 응용 분야에서 활용 가능성이 높다. 그러나, 대면적 디스플레이 구현을 위한 양산 관점에서는 여전히 해결해야 할 기술적 과제가 존재한다. 특히, 소자 소형화에 따른 양자 효율 저하, 대량 전사 공정의 비효율성, 전 영역 컬러 구현을 위한 컬러 변환 공정의 복잡성이 주요한 장애 요인으로 지적되고 있다.
본 학위논문은 마이크로 LED 기술의 상용화 촉진을 목표로, 칩 제작, 전사, 컬러 변환이라는 세 가지 핵심 공정에 대한 기술적 난제를 체계적으로 분석하고, 이를 극복하기 위한 새로운 접근법을 제시하였다. 먼저, 마이크로 LED 최신 기술 동향에 대한 심층 리뷰를 통하여, 소자 소형화에 따른 드라이 에칭 손상 문제와 이를 개선하기 위한 습식 화학 처리, 패시베이션 레이어 적용, 자체 패시베이션 구조 성장 방법을 정리하였다. 또한, 대량 전사 공정의 시간 및 비용 문제를 해결하기 위해 제안된 다양한 칩 전사 기술—픽업 기반 전사, 자가 정렬 기반 전사—의 메커니즘과 한계를 고찰하고, 고색순도를 확보를 위한 양자점 기반 컬러 변환 기술 및 이를 적용한 프린팅 공정 방법론을 분석하였다.
2장에서는 마이크로 LED 전사 공정의 병목 현상을 극복하기 위한 실질적 기술로서, 구조적으로 개선된 Wide Sapphire Nanomembranes(W-SNM)을 설계 및 구현하였다. 기존 사파이어 나노멤브레인(SNM) 기술이 지녔던 칩 크기 제한 및 전사 신뢰성 저하 문제를 해결하기 위해 멤브레인의 고도 및 폭을 조정하고, 결정화 수축에 따른 구조 왜곡을 최소화하는 설계를 도입하였다. 이를 통해, 마이크로 LED 소자가 개별적으로 성장하면서도 균일한 크기 제어가 가능하였으며, 박막 멤브레인의 기계적 골절을 이용하여 레이저 리프트오프(LLO) 없이 물리적 전사가 가능함을 입증하였다. 제작된 15 × 15 μm² 크기의 마이크로 LED 소자는 3.3 V의 준수한 턴온 전압을 나타내었으며, 유한요소해석(Finite Element Simulation)을 통해 멤브레인과 GaN 사이의 기계적 응력 분포를 분석하고 본 설계의 유효성을 검증하였다.
3장에서는 무기물 기반 LED 소자의 소형화 및 고집적화에 따른 전극 특성 저하 문제를 해결하고자, 플라즈마 강화 원자층 증착(Plasma-Enhanced Atomic Layer Deposition, PEALD) 공정을 이용한 주석 도핑 인듐 산화물(ITO) 기반 투명 전극 구조를 제안하였다. 플라즈마 손상으로부터 p-GaN을 보호하기 위해, 얇은 ALD 인듐 산화물 버퍼층을 PEALD ITO 하부에 형성하였으며, 후속 급속 열처리(Rapid Thermal Annealing, RTA)를 통해 계면 품질 향상 및 오믹 접촉 특성 개선을 달성하였다. 제작된 bilayer ITO 전극은 평균 표면 거칠기 0.49 nm, 우수한 광 투과율 및 전기 전도도를 나타냈다. 이 전극을 다양한 크기(150 × 150 μm²부터 20 × 20 μm²까지)의 마이크로 LED 소자에 적용한 결과, 소자는 균일한 전기적 특성과 10⁻⁹ A 수준의 낮은 역방향 누설 전류를 나타냈다. 또한, 하향식(bottom-up) 방식으로 성장된 GaN 나노막대에서도 균일한 증착 특성을 보여, 차세대 나노구조 광전자 소자로의 응용 가능성도 확인되었다.
종합적으로, 본 학위논문은 마이크로 LED 소자의 제작, 전사, 전극 형성 과정 전반에 걸쳐 발생하는 핵심 병목을 해결함으로써 고해상도·고신뢰성 디스플레이 실현을 위한 기반 기술을 제시하였다. 나아가, 제안된 방법론은 향후 초고해상도 디스플레이, 웨어러블, 증강현실(AR) 및 가상현실(VR) 응용 분야의 차세대 LED의 상용화 가능성을 가속화할 것으로 기대된다.

Micro-light-emitting diode (micro-LED) has emerged as one of the most promising display technologies for next-generation applications, owing to its superior characteristics such as high resolution, high brightness, fast response time, low power consumption, and long operational lifetime. However, its commercialization remains limited by several critical challenges, including quantum efficiency degradation in miniaturized chips, the inefficiency of large-scale chip transfer processes, and the complexity of color conversion for full-color realization.
A thorough analysis of current developments in micro-LED manufacturing methods, with an emphasis on three crucial obstacles, opens this dissertation. First, damage from dry etching during chip isolation and mesa formation impairs device performance, which has prompted the creation of new designs like self-passivated structures as well as recovery techniques. Second, various chip transfer methods—including pick-and-place, elastomer-based stamping, and self-assembly—are evaluated for their scalability and reliability. Lastly, color conversion techniques using quantum dots and printing-based integration are explored as practical solutions to the limitations of growing red and green micro-LEDs.
The second part introduces a new mechanical transfer of micro-LEDs based on structurally engineered wide sapphire nanomembranes (W-SNM). This approach builds on the previously developed sapphire nanomembrane (SNM), which functioned as a single crystalline platform that was ideal for the growth of high-quality micro-LEDs. Nevertheless, the SNM structures showed limitations in transfer reliability and chip size variation. The W-SNM structure was designed to address these problems by precisely controlling the membrane’s elevation and width, while also accounting for crystallization-induced shrinkage. W-SNM enables uniform growth of micro-LEDs and allows mechanical lift-off of micro-LEDs under applied force. The fabricated vertical micro-LED device (15 × 15 μm²) demonstrated excellent electrical performance, including a turn-on voltage of 3.3 V. Finite element simulations further validated the design by visualizing mechanical stress distributions across the membrane/GaN interface.
The third part addresses degradation in electrical contact characteristics caused by aggressive device scaling. To address this, a transparent p-ohmic contact structure based on plasma-enhanced atomic layer deposition (PEALD) of tin-doped indium oxide (ITO) was developed. A thin ALD-grown indium oxide buffer layer was introduced beneath the PEALD ITO to suppress plasma-induced damage on p-GaN surfaces. Rapid thermal annealing (RTA) was then applied to promote interfacial diffusion and enhance contact quality. The resulting bilayer ITO electrode exhibited smooth morphology (RMS roughness ~0.49 nm), high optical transmittance, and low sheet resistance. When integrated into micro-LED devices of varying dimensions (150 × 150 μm² down to 20 × 20 μm²), the electrodes ensured uniform current distribution and minimal reverse leakage current (∼10⁻⁹ A). Furthermore, the conformal deposition capability of ALD allowed successful coating over bottom-up grown GaN nanorods, suggesting the feasibility of extending this contact strategy to three-dimensional nano-optoelectronic platforms.
This dissertation proposes practical solutions to transfer and p-contact related bottlenecks in micro-LED integration. The findings support scalable fabrication of high-performance micro-LED displays, with strong implications for future deployment in wearable, ultra-high-resolution, and AR/VR applications.
