    Atomically thin two-dimensional (2D) semiconductors—particularly transition metal dichalcogenides (TMDs)—have emerged as promising channel materials for post-silicon complementary metal–oxide–semiconductor (CMOS) field-effect transistors (FETs) owing to their tunable bandgaps, atomic-scale thickness, and structural uniformity down to the monolayer limit. However, their performance scalability remains hindered by two critical challenges: the absence of a nondestructive, CMOS-compatible doping method and the high contact resistance caused by metal-induced gap states (MIGS).
    In this thesis, I present a multiscale strategy to overcome key performance bottlenecks in molybdenum disulfide (MoS2) FETs, focusing on doping and contact engineering. First, I demonstrate a remote charge-transfer doping method using a hexagonal boron nitride (hBN) as a spacer between MoS2 and n-type molecular dopants, benzyl viologen (BV). Temperature-dependent four-point probe measurements and quantitative analysis confirm that this remote doping method significantly suppresses charged impurity scattering, resulting in over twofold enhancement in field-effect mobility.
    Next, I present a diffusion doping strategy for large-area CVD-grown monolayer MoS2. By selectively depositing molecular dopants via inkjet printing onto the contact region, this method enables lateral diffusion of electrons into the channel region without introducing charged impurities directly into the channel. As a result, charged impurity scattering is significantly reduced, leading to over a twofold enhancement in field-effect mobility compared to conventional direct doping. This approach provides a scalable and effective pathway for realizing high-performance 2D electronic devices.
    Finally, I introduce two complementary strategies to address the critical bottlenecks in realizing high-performance and CMOS-compatible 2D FETs: the lack of a CMOS-compatible doping method and the high contact resistance. To overcome the doping challenge, I implement a defect-mediated remote modulation doping by introducing electron-donating defect states into hBN spacer via oxygen plasma treatment. These defect states lie above the Fermi level of MoS₂, inducing downward band bending across the van der Waals interface and enabling efficient remote modulation doping without damaging the MoS₂ lattice. To reduce contact resistance, I employ bismuth (Bi) as a semimetal contact, which suppresses MIGS and reduces Fermi-level pinning. Combined with a dual-gate architecture for enhanced electrostatic control, this approach achieves a Schottky barrier height as low as ~60 meV, which is significantly lower than that of conventional Au-contact devices.
    These strategies collectively establish a scalable, CMOS-compatible platform for realizing high-mobility, low-resistance 2D transistors. This work offers a clear pathway for integrating 2D materials into next-generation nanoelectronics and logic device technologies.

    Atomically thin two-dimensional (2D) semiconductors—particularly transition metal dichalcogenides (TMDs)—have emerged as promising channel materials for post-silicon complementary metal–oxide–semiconductor (CMOS) field-effect transistors (FETs) owing to their tunable bandgaps, atomic-scale thickness, and structural uniformity down to the monolayer limit. However, their performance scalability remains hindered by two critical challenges: the absence of a nondestructive, CMOS-compatible doping method and the high contact resistance caused by metal-induced gap states (MIGS).
    In this thesis, I present a multiscale strategy to overcome key performance bottlenecks in molybdenum disulfide (MoS2) FETs, focusing on doping and contact engineering. First, I demonstrate a remote charge-transfer doping method using a hexagonal boron nitride (hBN) as a spacer between MoS2 and n-type molecular dopants, benzyl viologen (BV).
