    Two-dimensional (2D) semiconducting materials, particularly transition metal dichalcogenides (TMDs), have garnered significant attention as candidates for next-generation electronics. These materials uniquely combine atomically thin geometries with excellent crystalline quality, enabling superior electrostatic control, mechanical flexibility, and seamless integration with existing semiconductor platforms. Their inherent properties such as layer-dependent bandgaps, high on/off ratios, and compatibility with monolithic 3D (M3D) integration position them as promising building blocks for future logic and memory devices.
    Despite extensive interest, the scalable synthesis of wafer-scale single-crystal TMD films remains a fundamental bottleneck. Conventional chemical vapor deposition (CVD) techniques, while scalable, often suffer from uncontrolled nucleation, misaligned grains, and polycrystallinity, which degrade device performance and hinder reproducibility. These limitations are further exacerbated when attempting to construct layered heterostructures or twisted bilayers, where precise control over crystal orientation and interlayer alignment is essential. Therefore, the development of an innovative synthesis strategy is essential to overcome these challenges.
    First, we present a novel synthesis approach for achieving wafer-scale single-crystalline transition metal dichalcogenides (TMDs) through a process termed hypotaxy, a downward-oriented epitaxial growth facilitated by an overlying two-dimensional (2D) template. This method enables the direct fabrication of high-quality semiconducting TMD layers on a broad range of substrates, including amorphous and lattice-incompatible surfaces, by converting pre-deposited transition metal films into aligned TMDs via chalcogenization beneath a guiding 2D overlayer such as graphene. The resulting nuclei seamlessly merge into a continuous single-crystal film as the template is removed. Notably, this process allows for precise control of MoS2 thickness from monolayer to bulk-scale (hundreds of layers) and yields large-area single-crystalline films (up to 4-inch scale) with excellent semiconducting properties, including high thermal conductivity (~120 Wm-1K-1) and carrier mobility (~87 cm2V-1s-1). Additionally, by introducing nanopores in the graphene template via oxygen plasma treatment, the growth temperature can be lowered to 400 °C, compatible with back-end-of-line (BEOL) processing. The generality of the hypotaxy technique is demonstrated across multiple TMD systems, such as MoSe2, WS2, and WSe2, highlighting its versatility and scalability.
    Second, by leveraging the inherent versatility of the hypotaxial growth technique, we demonstrate the successful large-scale synthesis of a wide range of materials that have traditionally posed significant challenges for high-quality large-area fabrication. These include complex oxides, ferroelectric, antiferromagnetic materials, and even non-layered systems. This capability highlights hypotaxy as a fundamentally universal synthesis platform, not limited to well-known layered semiconductors like TMDs, but extendable to a broad spectrum of technologically relevant materials. The ability to produce highly aligned films across diverse material classes underscores hypotaxy’s transformative potential as a foundational method for scalable integration of functional materials into next-generation electronic and quantum devices.
    Finally, we demonstrate the fabrication of large-scale 2D moiré superlattices using the hypotaxy technique, overcoming the long-standing limitations of conventional mechanical stacking methods, such as restricted area, poor interlayer alignment, and inhomogeneous optical response. By exploiting the intrinsic mechanism of hypotaxy, which allows directional alignment of specific layers regardless of the crystallinity or composition of the underlying material, we achieve deterministic control over interlayer twist angles, material combinations, and layer thickness, all through direct synthesis. This approach enables the formation of large-area, precisely twisted moiré structures with enhanced interlayer interactions at the atomic scale, without the need for physical transfer or stacking. Compared to conventional methods where optical and quantum properties vary significantly across the sample due to local inhomogeneity, our hypotaxially grown TMD moiré superlattices exhibit uniform and reproducible quantum and optical responses across centimeter-scale regions. These results mark a significant step toward scalable, deterministic synthesis of moiré quantum materials with controlled symmetry, periodicity, and electronic structure.
    These studies collectively highlight the universal applicability of the hypotaxy approach and its unique capability to engineer the interlayer interactions at the atomic scale. By enabling deterministic control over crystalline orientation, composition, and interface coupling, this method establishes a powerful and generalizable platform for the scalable synthesis of next-generation materials. Hypotaxy opens new avenues for integrating high-quality 2D semiconductors and heterostructures into a wide range of electronic and optoelectronic technologies, offering a transformative paradigm for materials growth across the semiconductor industry and beyond.
