    Semiconductor lithography is a fundamental process in integrated circuit fabrication, relying on optical principles to achieve precise patterning of semiconductor wafers. Two key theoretical models, Abbe’s diffraction theory and Hopkins’ partial coherence theory, provide the foundation for lithographic imaging. As semiconductor manufacturing progresses towards high numerical aperture (NA) extreme ultraviolet (EUV) lithography, accurate aerial image computation becomes increasingly crucial for optimizing photomask designs and ensuring high-yield production. However, traditional computational methods based on Maxwell’s equations and rigorous coupled-wave analysis (RCWA) are computationally expensive, limiting real-time applicability in large-scale semiconductor manufacturing.
    In this study, we propose a novel approach leveraging Physics-Informed Neural Networks (PINNs) to optimize aerial image computations for EUV lithography. PINNs integrate fundamental optical principles directly into the learning framework, ensuring physically consistent results while reducing computational complexity. Unlike purely data-driven deep learning models, PINNs enforce constraints derived from Maxwell’s equations and the Hopkins model, allowing for improved accuracy in simulating partially coherent imaging systems. By embedding physics-based priors into the neural network architecture, our approach enhances the efficiency of aerial image predictions without requiring extensive labeled training datasets.
    We validate our approach by conducting simulations on standard lithographic test patterns, comparing the performance of PINN-based models against conventional numerical solvers. Our results demonstrate that PINNs achieve comparable accuracy with significantly reduced computation times, enabling near real-time aerial image prediction. Additionally, we explore the applicability of PINNs in EUV lithography, where complex optical effects such as aberrations, and secondary diffraction phenomena must be accurately modeled. The PINN-based framework shows promising results in capturing these intricate effects while maintaining computational efficiency.
    Furthermore, we investigate the integration of PINNs with Optical Proximity Correction (OPC) and Machine Learning-based Inverse Lithography Technology (ML ILT). Our findings suggest that PINNs can enhance ILT-driven mask optimization by accurately predicting aerial images and refining OPC corrections, ultimately improving pattern fidelity and manufacturability. By leveraging PINNs, lithographers can optimize mask patterns more efficiently, reducing correction cycles and improving throughput in semiconductor fabrication.
    This research presents a transformative approach to computational lithography by bridging traditional optical modeling with physics-informed deep learning. The convergence of PINNs with lithographic imaging models opens new opportunities for accelerating computational lithography and enhancing mask optimization processes in advanced semiconductor manufacturing. Future work will focus on integrating PINNs with hardware acceleration techniques, extending their applicability to multi-scale lithographic simulations, and further refining their predictive capabilities for next-generation lithographic nodes. This study underscores the potential of PINNs as a scalable and efficient solution for high-fidelity aerial image computation in semiconductor lithography, providing a pathway towards real-time computational lithography solutions.
