제2장에서는 ‘hetero-mono’ MIM 방법을 제안합니다. 서로 다른 레이어 구조의 두 MIM 커패시터(헤테로레이어 vs. 모노레이어)를 동일 웨이퍼상에서 측정한 뒤 임피던스를 차분함으로써, 별도의 디-앰베딩 없이 0.1–67 GHz 구간에서 HfO₂ 및 Al₂O₃의 유전율과 loss tangent를 6.1% 미만 오차로 정확히 추출합니다.
제3장에서는 동일한 임피던스 차분 개념을 강유전체에 확장하여, 반경이 다른 두 원형 MFM 커패시터를 이용해 HfZrO의 응답을 고립시킵니다. 0.1–20 GHz 구간의 전파 모사 및 실험 결과, dipolar 분산 특성과 더불어 loss tangent에서 나비형 비선형성이 마이크로파 대역까지 지속됨을 세계 최초로 관찰했습니다.
제4장에서는 5 nm HfZrO/3 nm Al₂O₃ 헤테로구조의 소신호 분석을 통해 0.5–30 GHz 구간에서 안정적인 음(–)유전율(–17.9 → –16.5)을 확인합니다. 대신호 역추정 기법을 적용하여 주파수 의존 Landau 계수(α ≈ –3.0×10⁹ m/F, β가 7.9 → 14.3×10⁹ m⁵/FC²로 증가)를 추출함으로써, 고주파 환경에서도 Landau 이론이 유효함을 입증합니다.
제5장에서는 TCAD 시뮬레이션을 통해 1 nm SiO₂ 계면층이 HfZrO 두께 tₚₑ ≤ 3.1 nm에서 FE의 NC 상태를 안정화하여 히스테리스 없는 커패시턴스 부스팅(최대 8배)을 달성함을 보이고, 이를 MOSFET 게이트 스택으로 통합 시 유효 산화막 두께(EOT)를 0.44–0.59 nm로 감소시키고 SS를 약 70 mV/dec에서 약 68 mV/dec로 개선함을 확인합니다.
제6장에서는 두 가지 FFT 기반 워크플로우를 개발합니다.

With ever-shrinking transistor dimensions and faster switching speeds, accurately characterizing ultra-thin gate-oxide and ferroelectric films across broad frequency bands—and leveraging their negative-capacitance (NC) behavior—has emerged as a critical enabler for low-power, high-performance CMOS technologies. This dissertation develops and validates a comprehensive suite of experimental, analytical, and simulation techniques to:
Extract the permittivity and loss tangent of dielectrics and ferroelectrics from MHz to tens of GHz.
Quantify NC phenomena via Landau theory in both small-signal and large-signal regimes.
Harness NC-stabilized heterostructures for capacitance boosting and subthreshold-swing (SS) improvement in MOSFETs.
Chapter 2 introduces the “hetero-mono” MIM method: by measuring two on-wafer capacitors (heterolayer vs. monolayer) and subtracting their impedances—without manual de-embedding—we extract HfO₂ and Al₂O₃ permittivity and loss with less than 6.1% error over the 0.1–67 GHz range.
Chapter 3 extends impedance-subtraction to ferroelectrics, using two circular-patch MFM capacitors of different radii to isolate HfZrO’s response. Full-wave simulations and measurements from 0.1–20 GHz reveal dipolar dispersion and, for the first time in tan δ, a butterfly-shaped nonlinearity persisting into the microwave band.
Chapter 4 presents a small-signal analysis of a 5 nm HfZrO/3 nm Al₂O₃ heterostructure from 0.5–30 GHz, uncovering stable negative permittivities (–17.9 → –16.5) under zero bias. Large-signal inversion yields frequency-dependent Landau coefficients (α ≈ –3.0×10⁹ m/F, β rising from 7.9 → 14.3×10⁹ m⁵/FC²), confirming Landau theory’s validity under high-frequency excitation.
Chapter 5 uses TCAD simulations of series FE-DE capacitors to show that a 1 nm SiO₂ interfacial layer stabilizes the ferroelectric’s NC state for HfZrO thicknesses ≤ 3.1 nm—achieving up to 8× capacitance boosting without hysteresis—and, when integrated as a MOSFET gate stack, reduces effective oxide thickness to 0.44–0.59 nm and improves SS from ~70 mV/dec to ~68 mV/dec.
Chapter 6 develops two FFT-based workflows: a forward Q(t) prediction from broadband complex-permittivity extraction (1 kHz–25 GHz) for picosecond-sampled pulses, and a short-pulse time-domain inversion over 0–0.5 GHz. Together, they form a versatile toolkit for predicting charge dynamics in DRAM-like pulses and extracting in-situ dielectric dispersion under realistic waveforms.
By bridging high-frequency broadband measurements, time-domain inversion, Landau-model extraction, and TCAD-based device studies, this work lays the groundwork for integrating NC-stabilized insulator stacks into next-generation ultra-scaled, low-power electronics.
