고속 이동도를 가지는 2차원 전자 가스(2DEG)는 GaAs/AlGaAs 이종접합에서 처음 발견되어 양자 홀 효과와 같은 놀라운 양자 현상들을 관찰할 수 있게 했다. 이후 LaAlO3/SrTiO3 (LAO/STO)와 같은 극성 산화물 이종접합에서도 초전도성, 자성, 강한 스핀-궤도 결합과 함께 2DEG가 형성되는 것이 보고되었으며, 이러한 연구들은 산화물 2DEG가 새로운 인터페이스 물리 및 차세대 양자 소자를 위한 유망한 플랫폼임을 보여주고 있다. 산화물 반도체 중에서도 BaSnO3 (BSO)는 넓은 밴드갭, 우수한 산소 안정성, 높은 실온 이동도 덕분에 특히 주목받고 있다. LaInO3/BaSnO3 (LIO/BSO)와 같은 극성/비극성 이종접합에서는 실온에서 100 cm2V-1s-1 이상의 이동도와 저온에서 최대 2100 cm2V-1s-1의 Hall 이동도가 보고된 바 있으나, 이러한 인터페이스는 원자층 종단 제어에 매우 민감하여, 표면 불완전성에 의한 산란으로 2DEG 특성이 쉽게 저하될 수 있다.
본 연구에서는 SrHfO3/BaSnO3 (SHO/BSO) 이종접합에서 비극성 2DEG 형성을 새롭게 제시하며, 종단 제어 없이도 2DEG가 구현될 수 있음을 보여준다. SHO는 비극성의 정방정계 고유전율 산화물로, BSO와 약 3.3 eV의 큰 전도대 오프셋을 가지며 SHO 내의 고유한 깊은 도너 준위를 통해 모듈레이션 도핑이 가능하다. 이로 인해 계면에 양자 우물이 형성되고, 분극에 의존하지 않아도 전자가 공간적으로 제한된 2DEG 상태를 이루게 된다. 우리는 SHO/BLSO 이종접합의 구조적 및 전기적 특성을 X선 회절(XRD), 수차 보정 STEM(Cs-STEM), 전기용량-전압(C–V) 프로파일링, Van der Pauw 및 Hall 측정을 통해 분석하였다. 전도도는 SHO 두께 및 BSO 내 La 도핑 농도가 증가함에 따라 체계적으로 증가하였으며, C–V 프로파일링을 통해 전자가 인터페이스로부터 1–2 nm 이내에 제한되어 있음을 확인하였다.
이러한 실험 결과를 이해하기 위해 전도대 오프셋(ΔECB), 깊은 도너 준위(EDD), 깊은 도너 밀도(NDD)를 변수로 설정하여 자가일치적 Poisson–Schrödinger 시뮬레이션을 수행하였고, 그 결과 실험에서 관찰된 현상들이 SHO의 밴드 정렬과 고유한 도너 특성에서 기인함을 확인하였다. 특히 La 도핑 농도에 따른 전자 분포의 변화 또한 C–V 프로파일링 결과와 잘 일치하였다. 본 연구는 SHO/BSO 인터페이스가 종단면 제어 없이도 안정적으로 2DEG를 형성할 수 있는 비극성 모듈레이션 도핑 플랫폼임을 입증하며, 결함 허용성이 높은 고이동도 산화물 전자소자 개발 및 넓은 밴드갭 페롭스카이트 기반의 양자 수송 연구에 새로운 가능성을 제시한다.

The discovery of high-mobility two-dimensional electron gases (2DEGs) in GaAs/AlGaAs heterostructures enabled the observation of remarkable quantum phenomena, including the quantum Hall effect. Subsequently, polar oxide heterointerfaces such as LaAlO3/SrTiO3 (LAO/STO) demonstrated 2DEG behavior accompanied by superconductivity, magnetism, and strong spin–orbit coupling. These developments have established oxide 2DEGs as a promising platform for studying emergent interfacial physics and next-generation quantum devices.
Among oxide semiconductors, BaSnO3 (BSO) stands out due to its wide bandgap, exceptional oxygen stability, and high room-temperature mobility. Recent studies on polar/non-polar heterostructures such as LaInO3/BaSnO3 (LIO/BSO) have demonstrated room-temperature mobility over 100 cm2V-1s-1 and low-temperature Hall mobility up to 2100 cm2V-1s-1, even in the presence of high threading dislocation densities. However, these interfaces are highly sensitive to atomic-layer termination, and imperfect surfaces often introduce scattering sites that limit the full potential of the 2DEG.
In this work, we demonstrate the formation of a non-polar 2DEG at the SrHfO3/BaSnO3 (SHO/BSO) interface, which avoids the need for termination control. SrHfO3 is a high-k dielectric with a non-polar orthorhombic structure and a large conduction band offset (~3.3 eV) with respect to BSO. These characteristics enable modulation doping through intrinsic deep donor states in SHO, resulting in a quantum well at the interface and the emergence of a confined electron gas without relying on interfacial polarization.
We examined the structural and electrical properties of the SHO/BLSO heterostructure using X-ray Diffraction (XRD), Cs-corrected Scanning Transmission Electron Microscope (Cs-STEM) imaging, Capacitance-Voltage (C–V) profiling, Van der Pauw method and Hall measurements. Conductance was found to increase systematically with both La doping in BSO and the thickness of the SHO layer. C–V profiling revealed that carriers are confined within 1–2 nm from the interface, consistent with the formation of a 2DEG. These results highlight the robustness of 2DEG formation in the SHO/BSO system, regardless of termination control.
To understand the underlying mechanism, we performed self-consistent Poisson-Schrödinger (P–S) simulation while varying conduction band offset (ΔECB), deep donor level (EDD), and deep donor density (EDD) in SHO. The simulations reproduced key experimental trends and confirmed that the quantum well originates from the band alignment and intrinsic donor characteristics of SHO. The dependence on La doping was also in a good agreement with C–V profiling results, as increased doping widened the carrier distribution while maintaining interfacial confinement.
Our findings establish the SHO/BSO interface as a new platform for exploring non-polar, modulation-doped oxide 2DEGs. The structural neutrality and termination insensitivity of this system offer a promising route toward high-mobility, defect-tolerant oxide electronics and open the door to future studies of quantum transport phenomena in wide-bandgap perovskite semiconductors.
