    Neuromorphic systems that emulate the information transmission processes of biological neural networks often face integration challenges due to architectural and operational disparities between neuron- and synapse-mimicking devices. These incompatibilities frequently result in complex circuit layouts and limited scalability. In this thesis, I propose a steep-switching nonvolatile field-effect transistor based on a CuInP2S6/h-BN/WSe2 heterostructure, which enables reconfigurable operation between neuron and synapse modes through electrostatic modulation of the channel carrier density. By tuning the Fermi level of the WSe2 channel, the device can exhibit leaky-integrate-and-fire (LiF) behavior under intrinsic conditions, where impact ionization serves as the dominant switching mechanism. This process is further enhanced by a ferroelectric gating effect from the CuInP2S6 layer, which increases the chemical potential of the channel via dipole–carrier interactions, thereby enabling low-voltage LiF operation.
    In synapse mode, the channel Fermi level is shifted toward the valence band, increasing hole concentration and inducing electrostatic screening that suppresses impact ionization. Under this condition, charge transport is governed by polarization switching in the ferroelectric layer, allowing for nonvolatile analog conductance modulation and emulation of synaptic weight adaptation. To validate system-level applicability, I constructed a spiking neural network (SNN) composed of SS-NV FETs configured as unified neuron–synapse elements. Device-to-system level simulation achieved 95.83% classification accuracy in a facial recognition task, with lateral inhibition mechanisms contributing to improved learning selectivity. These results establish the SS-NV FET as a scalable and energy-efficient building block for physically co-integrated neuromorphic computing systems.

    생물학적 신경망의 정보 전달 과정을 모방하는 뉴로모픽 시스템은, 뉴런과 시냅스의 기능을 각각 구현하는 소자들이 작동 방식이나 구조에서 서로 다르기 때문에 하나의 시스템으로 통합하기가 어렵습니다. 이러한 불일치는 회로 구성을 복잡하게 하고, 시스템의 확장성을 제한하는 주요한 원인이 됩니다.
    이러한 문제를 해결하기 위해, 본 논문에서는 초경사 스위칭 비휘발성 소자(SS-NV FET)를 제안합니다. 이 소자는 전하의 밀도를 조절하는 방식으로 하나의 소자 안에서 뉴런 기능과 시냅스 기능을 자유롭게 전환할 수 있도록 설계되었습니다. 특히, 2차원 WSe2 채널과 강유전체 물질인 2차원 CuInP2S6, 그리고 절연체인 2차원 h-BN로 이루어진 이종접합 구조를 기반으로 하고 있습니다.
